  • Patent number: 6339009
Abstract: The present invention discloses a method of manufacturing a capacitor of high capacitance using a (Ta2O5)1−x(TiO2)x thin film as dielectric layer. The method according to the present invention, comprising providing a semiconductor substrate over which selected lower patterns are formed and an intermediate insulating layer is covered; forming a lower electrode on the intermediate insulating layer; depositing a (Ta2O5)1−x—(TiO2)x thin film in an amorphous state on the lower electrode; annealing the amorphous (Ta2O5)1−x—(TiO2)x thin film at a low temperature; annealing the low temperature amorphous (Ta2O5)1−x—(TiO2)x thin film at a high temperature to form a crystalline (Ta2O5)1−x—(TiO2)x thin film as a dielectric layer; and forming an upper electrode on the (Ta2O5)1−x—(TiO2)x thin film.

  • Patent number: 5973549
Abstract: An input buffer in a semiconductor device reduces power consumption by decreasing variation of an operation bias voltage. The semiconductor device has an input buffer driving circuit with an inversion circuit at its output, both of which circuits drive the input buffer to cause it to output a power voltage V.sub.dd or a ground voltage V.sub.ss. The driving circuit outputs a "high ground" voltage when an input voltage V.sub.in is 1.685 volts, and a "low power" voltage when V.sub.in is 1.285 volts. The device also has a circuit that generates reference potentials having a "low power" voltage and "high ground" voltage needed by the driving circuit's power voltage terminal and ground voltage terminal.

  • Patent number: 5671071
Abstract: A jam preventing drive device for a facsimile suitable for removing instability of document relay and for preventing document jam. The drive device has a drive motor, main transmission gears for rotating both a document separation roller and a guide roller during initial rotation of the motor, and for rotating a register roller during reverse rotation of the motor. Auxiliary transmission mechanism transmit the rotating force of the register roller to the document separation roller during the reverse rotation of the motor. In the drive device, the rotating force of the motor is transmitted to both the document separation roller and the guide roller during the initial rotation of the motor, while the rotating force of the motor is transmitted to both the register roller and the document separation roller during the reverse rotation of the motor.
