Abstract: Methods and apparatuses for minimizing line edge/width roughness in lines formed by photolithography are provided. In one example, a method of processing a substrate includes applying a photoresist layer comprising a photoacid generator to on a multi-layer disposed on a substrate, wherein the multi-layer comprises an underlayer formed from an organic material, inorganic material, or a mixture of organic and inorganic materials, exposing a first portion of the photoresist layer unprotected by a photomask to a radiation light in a lithographic exposure process, and applying an electric field or a magnetic field to alter movement of photoacid generated from the photoacid generator substantially in a vertical direction.

Abstract: A wearable battery pack includes a battery pack body, a battery cell and a housing accommodating a battery cell and a wearable device capable of wearing so that the battery pack body at least be worn on a user's back. The battery pack body has a heat dissipation channel running through one side of the battery pack body to the opposite side. The side of the battery pack body which is penetrated by the heat dissipation channel is located between the back of the user and the other side when the user carries the battery pack body.

Abstract: A resist composition is provided comprising a base polymer and a quencher comprising a salt compound consisting of a cyclic ammonium cation and a 1,1,1,3,3,3-hexafluoro-2-propoxide anion having a trifluoromethyl, hydrocarbylcarbonyl or hydrocarbyloxycarbonyl group bonded thereto. The resist composition has a high sensitivity and forms a pattern with improved LWR or CDU, independent of whether it is of positive or negative tone.

Abstract: A fuel cell system includes a controller that controls actions of the fuel cell system. The controller includes a freezing presence-absence determination unit that performs freezing presence-absence determination, a temperature raising execution unit that performs temperature raising processing for raising a temperature of an exhaust and drain valve, and a thawing presence-absence determination unit. In the freezing presence-absence determination, freezing determination is made when the exhaust flow rate of gas is equal to or lower than a first threshold. In the thawing presence-absence determination, thawing determination indicating that the exhaust and drain valve is thawed is made when the exhaust flow rate of gas is higher than a second threshold. The second threshold shows a flow rate higher than the first threshold.
Abstract: A quantum dot-polymer composite pattern including at least one repeating section configured to emit light of a predetermined wavelength, and a production method and a display device including the quantum dot-polymer composite are disclosed. The quantum dot-polymer composite includes a polymer matrix including linear polymer including a carboxylic acid group-containing repeating unit and a plurality of cadmium-free quantum dots dispersed in the polymer matrix, has an absorption rate of greater than or equal to about 85% for light at wavelength of about 450 nm, and has an area ratio of a hydroxy group peak relative to an acrylate peak of greater than or equal to about 2.6 in Fourier transform infrared spectroscopy.

Abstract: Molten carbonate fuel cells (MCFCs) are operated at elevated pressure to provide increased operating voltage and/or enhanced CO2 utilization with a cathode input stream having a low CO2 content. It has been discovered that increasing the operating pressure of a molten carbonate fuel cell when using a low CO2-content cathode input stream can provide unexpectedly large increases in operating voltage while also reducing or minimizing the amount of alternative ion transport and/or enhancing CO2 utilization.

This provides a resist composition which has high sensitivity, wide DOF and high resolution, reduces LER, LWR and CDU, and has good pattern shape after exposure and excellent etching resistance.
