    Abstract: Extreme ultraviolet (EUV) lithographic patterning methods are provided which implement a surface-hardened EUV resist mask to pattern features in multiple layers. A layer of EUV resist material is formed on a substrate. An EUV resist mask is formed by exposing and developing the layer of EUV resist material. A surface-hardened EUV resist mask is formed by applying a surface treatment to an upper surface of the EUV resist mask to form an etch-resistant layer that is embedded in the upper surface of the EUV resist mask. At least one layer of the substrate is patterned using the surface-hardened EUV resist mask. The surface treatment can be implemented using a neutral atom beam (NAB) process which is configured to implant a chemical or metallic species into the upper surface of the EUV resist mask to form the etch-resistant layer.

    Abstract: A method for manufacturing a semiconductor device includes forming a plurality of memory elements on a first interconnect level, and forming an etch stop layer on the plurality of memory elements. A dielectric layer is formed on the etch stop layer, and a portion of the dielectric over the plurality of memory elements is removed to expose a portion of the etch stop layer. The method further includes removing the exposed portion of the etch stop layer. The removing of the portion of the dielectric layer and of the exposed portion of the etch stop layer forms a trench. A metallization layer is formed in the trench on the plurality of memory elements, wherein the metallization layer is part of a second interconnect level.

    Abstract: An etch back air gap (EBAG) process is provided. The EBAG process includes forming an initial structure that includes a dielectric layer disposed on a substrate and a liner disposed to line a trench defined in the dielectric layer. The process further includes impregnating a metallic interconnect material with dopant materials, filling a remainder of the trench with the impregnated metallic interconnect materials to form an intermediate structure and drive-out annealing of the intermediate structure. The drive-out annealing of the intermediate structure serves to drive the dopant materials out of the impregnated metallic interconnect materials and thereby forms a chemical- and plasma-attack immune material.

    Abstract: Embodiments of the invention include a method of forming a multi-layer integrated circuit (IC) structure that includes a forming a first IC layer above the substrate, wherein the first IC layer includes a network of interconnect structures, wherein the network of interconnect structures is configured to communicatively couple electronic devices of the IC. A second IC layer is formed over the first IC layer. The second IC layer is implanted with a predetermined ion implantation dose, maintained at a predetermined temperature, and further exposed to electromagnetic radiation from an energy source. The second IC layer is configured to, based at least in part of being exposed to the ion implantation and the electromagnetic radiation, experience changes in the chemical composition of the second IC layer and transform the second IC layer.

A circuit disposed is in electrical communication with the plurality of sensor MTJs and configured to determine the corresponding free layer spin polarizations of each of the sensor MTJs based at least in part on electrical energy supplied to the sensor MTJs by the circuit. The circuit is configured to determine a magnetoresistance of the device MTJ based at least in part on the determined corresponding free layer spin polarizations of the sensor MTJ.

The result is a low via resistance combined with improved electromigration performance. In one embodiment, the first conductive layer is copper, the second conductive layer is cobalt, and the barrier layer is tantalum nitride. A barrier layer is not used in other embodiments. Other embodiments are also disclosed.
