The method includes placing a workpiece including a spacer layer on a workpiece support in a chamber; selecting a composition modulation gas to modulate a volume ratio of carbon and fluorine to process the workpiece, the composition modulation gas includes one or more molecules, the volume ratio of carbon and fluorine is indicative of a distribution of carbon-based polymer deposited on the spacer layer; generating one or more species using one or more plasmas from a process gas to create a mixture, the process gas includes an etching gas and the composition modulation gas; and exposing the workpiece to the mixture to form a polymer layer on at least a portion of the spacer layer and to etch at least a portion of the spacer layer.

The method may also include performing a plasma treatment on portions of the first spacer, where the plasma treatment causes a material composition of the portions of the first spacer to change from a first material composition to a second material composition. The method may also include etching the portions of the first spacer having the second material composition to remove the portions of the first spacer having the second material composition, and filling the cavity with conductive materials to form a gate structure.

    Abstract: A preparation method for a silver (Ag) and graphitic carbon nitride (g-C3N4) co-modified zinc oxide (ZnO) nanocomposite material using a polymer network gel method includes: dispersing zinc oxide, bulk graphitic carbon nitride, and a soluble silver salt in water to obtain a first solution; adding glucose, a complexing agent, a polymer monomer, and a cross-linking agent into the first solution to obtain a second solution; performing a heating reaction on the second solution to obtain a three-dimensional network wet gel; drying the three-dimensional network wet gel to obtain a dry gel, and calcining the dry gel to obtain the Ag and g-C3N4 co-modified ZnO nanocomposite material. The preparation method has advantages of low cost, short period and simple steps; and the prepared nanocomposite material can be simultaneously applied to photocatalytic degradation of organic dye pollutants and photoexcitation detection of nitrogen dioxide gas at room temperature.

First and second recesses are formed in a semiconductor substrate. A conformal dielectric layer is formed in the first and second recesses and over the semiconductor substrate. A fill material is formed over the conformal dielectric layer in the first recess and over the conformal dielectric layer in the second recess. The fill material fills at least the first recess over the conformal dielectric layer. The fill material in the first and second recesses is recessed to below a top surface of the conformal dielectric layer. The recessed fill material in the first and second recesses is etched. Exposed portions of the conformal dielectric layer are etched. The second recess including the conformal dielectric layer and the recessed fill material disposed therein forms an alignment mark.
