    Abstract: When Ti as a barrier metal layer is brought into contact with a diffusion region of boron provided on a surface of a silicon substrate, there is a problem that boron is absorbed by titanium silicide, and contact resistance is increased. Although there is a method of additionally implanting boron whose amount is equal to the amount of boron absorbed by titanium silicide, there has been a problem that when boron is additionally implanted into, for example, a source region in a p-channel type, the additionally added boron is diffused deeply at the diffusion step, and characteristics are deteriorated. According to the invention, after formation of an element region, boron is additionally implanted into the whole surface at a dosage of about 10% of an element region, and is activated in the vicinity of a surface of a silicon substrate by an alloying process of a barrier metal layer.

The system charges the user when a prohibition response is sent back or there is no response to the request for permission to unload the laundry.

The driver produces vertical and horizontal scan timings which cause the image sensing device to produce an analog image signal in proportion to an amount of information charges retained in the light-receiving pixels. The analog image signal is output from the image sensing device line-by-line. The line memory is connected to the digital signal processor for continuously storing the image data line-by-line. The components of the image sensing system are divided between a camera unit and the computer machinery.

The stator (23) and rotor (28) are positioned relative to each other such that the center of the stator (23) in the direction of flow of wind is at the same position as the center of the rotor (29) in the direction of flow of wind. Thus, even if the rotor (29) moves slightly in the direction of flow of wind when the rotor (29) is rotating, the torque will not change significantly.
