    Abstract: A method of making a microelectronic assembly is provided. Wetting and flow characteristics of a no-flow underfill material are improved by preheating the no-flow underfill material. In one embodiment, the no-flow underfill material is preheated in a dispensing apparatus before being dispensed on a substrate. A die is then placed on the substrate, whereafter interconnection elements between the die and the substrate are reflowed and the no-flow underfill material is cured. In another embodiment, the no-flow underfill material is preheated after a die is placed on a substrate with the no-flow underfill material between the die and the substrate. In a further embodiment, a no-flow underfill material is dispensed on a die, whereafter a substrate is placed on the die with the no-flow underfill material between the substrate and the die.

    Abstract: In the vane machine of the invention the wear-causing pressure differences at the opposite ends (16,18) of the vanes (15) are at least partially reduced, especially during the reversing stages of the vanes (15). A compression gate valve (35) without a valve spring integrated in the vane machine is provided for this. It provides a constant pressure ratio of the pressure with which a vane is pressed against the lift ring during a reversing stage to the system pressure. By controlling the pressure ratio in this way an undue amount of friction of the vanes (15) on the lift ring (20) is avoided, also at high system pressure.

The pressure proportioning regulator valve has a valve housing (11) provided with a throughgoing passage (12) having an inlet (13) and an outlet duct (14); a valve gate (22) in the throughgoing passage (12) having a pressing surface (43) acted on by a pressure at the inlet (13) and another pressing surface (44) acted on by a pressure in the outlet duct (14); a device for reducing both pressures while maintaining their pressure ratio including a first control edge (29) arranged on the valve gate (22) between the inlet (13) and the outlet duct (14) and a device for controlling a flow of a pressurized medium between the outlet duct (14) and the return duct (15) including a second control edge (30) provided on the control member (23) of the valve gate (22).
