The monocrystalline silican layer is used as a dual gate MOSTFT of the electro-optic device.

Thus, the maximum oxygen concentration of the epitaxially grown single crystal silicon layer becomes not higher than 3×1018 atoms/cm−3 at least in a portion with the thickness of 10 nm from the boundary with the substrate 4. It is thus ensured to epitaxially grow a high-quality single crystal silicon layer at a lower temperature than that of existing CVD.

    Abstract: A process for forming a polyimide composite electro-deposited film, which excels in durability of ink repelling function, wear resistance or mold-releasing property, has the following steps. An electrically conductive film is formed on at lest one side of a resin substrate. The polyimide composite electro-deposited film is formed on the electrically conductive film, while allowing co-deposition of at least one type of eutectic fine particles selected from the group consisting of water-repellant fine particles, wear-resistant fine particles and mold-releasing fine particles. This process can be used in the production of a nozzle plate having a discharge nozzle, by employing the water-repellant fine particles as the eutectic fine particles. When a metallic substrate is used, the polyimide composite electro-deposited film may be directly formed on one or both surfaces of such a metallic substrate.

    Abstract: When a polycrystalline or single crystal silicon layer is grown by catalytic CVD, a catalyst having a nitride covering at least its surface is used. In case that tungsten is used as the catalyst, tungsten nitride is formed as the nitride. The nitride is made by heating the surface of the catalyst to a high temperature around 1600 to 2100° C. in an atmosphere containing nitrogen prior to the growth. When the catalyst is heated to the temperature for its use or its nitrification, it is held in a hydrogen atmosphere.
