  • Publication number: 20170141075
Abstract: A process of forming a semiconductor device is disclosed, where the semiconductor device provides a base and a semiconductor chip that is mounted on the base through solder. The process includes steps of: (a) melting the solder by a heater that is provided within a block of a bonding apparatus, where the block mounts the base thereon and the base provides the solder thereon; (b) heating the semiconductor chip by radiation beams in advance to mount the semiconductor chip onto the base; and (c) placing the semiconductor chip onto the melted solder.

  • Patent number: 9437509
Abstract: A package for electronic components that suppresses multipactor discharge is disclosed. The package includes a metal base and a casing. The metal base provides a pocket in the side thereof. The casing, mounted on the metal base to surround electronic components therein, provides a lead terminal connecting the electronic components to the outside and a feedthrough to isolate the lead terminal from the metal base. The pocket in the metal base is positioned beneath the lead terminal with an insulator therebetween.

  • Patent number: 7608940
Abstract: A power supply device and a method for controlling the power supply device in which a fusion checking process for the cathode side relay and the anode side relay is easily performed within a short period of time. A battery ECU (controller) measures a first voltage between a high potential output terminal and an anode terminal of the rechargeable battery when a cathode side relay arranged between the high potential output terminal and a cathode terminal of the rechargeable battery and an anode side relay arranged between a low potential output terminal and the anode terminal of the rechargeable battery are open to determine whether or not a cathode side relay is fused. The battery ECU also measures a second voltage between the low potential output terminal and the cathode terminal of the rechargeable battery to determine whether or not the anode side relay is fused.

  • Patent number: 7521824
Abstract: A contactor control apparatus is provided for controlling contactors connected to a battery assembly. A contactor control apparatus includes a controller for turning on and off a first contactor connected to one end of a battery assembly having at least one secondary battery connected in series and a second contactor connected to another end of the battery assembly. The controller counts a first counter value when a control voltage for controlling each contactor is higher than a first reference voltage, and holds the first counter value when the control voltage is lower than or equal to the first reference voltage. The controller turns off at least one of the first contactor and the second contactor when the first counter value is equal to or higher than a first threshold value.
