  • Patent number: 11967634
Abstract: A semiconductor device includes a semiconductor element. The semiconductor element has a semiconductor layer, a first-conductivity-type layer, a saturation current suppression layer, a current dispersion layer, a base region, a source region, trench gate structures, an interlayer insulation film, a source electrode, a drain electrode, and a second deep layer. The first-conductivity-type layer is disposed above the semiconductor layer. The saturation current suppression layer disposed above the first-conductivity-type layer includes a first deep layer and a JEFT portion. The base region is disposed above the saturation current suppression layer. The source region and the contact region are disposed above the region. Each of the trench gate structures has a gate trench, a gate insulation film, and a gate electrode. The second deep layer is disposed among the trench gate structures and is connected to the first deep layer.

  • Publication number: 20210370270
Abstract: Provided is a separating agent for optical isomers, which is excellent in solvent resistance and has optical separating ability comparable to or higher than that of existing separating agents for optical isomers of chemical bonding type or physical adsorption type. In the separating agent for optical isomers, amylose (3-chloro-5-methylphenylcarbamate) is supported on a carrier through chemical bonding.

  • Publication number: 20130165632
Abstract: Provided is a novel method for separating water-soluble biological substances. A separating agent is composed by bonding a polysaccharide such as cellulose or amylose to the surface of a carrier by chemical bonding, and water-soluble biological substances are separated from a mixture of two or more types of water-soluble biological substances by chromatography using the separating agent.

  • Patent number: 7476760
Abstract: A method purifies 1-aminocyclopropanecarboxylic acid by subjecting a crude 1-aminocyclopropanecarboxylic acid to crystallization with a solvent mixture containing an organic acid having one to five carbon atoms and a poor solvent for 1-aminocyclopropanecarboxylic acid, which poor solvent is miscible with the organic acid. In the method, the solvent mixture may further contain water. Purification may be carried out by mixing the crude 1-aminocyclopropanecarboxylic acid with the organic acid having one to five carbon atoms, removing insoluble matter by filtration, and adding the poor solvent with or without water to the filtrate to thereby crystallize 1-aminocyclopropanecarboxylic acid.
