The secondary coil (10-19) includes different patterns such as a helical shape (20, 22-25, 29, 61, 63-65), a linear shape (21, 26, 28), and a circular arc shape (27, 50-53, 60, 62). When the secondary coil (10-19) is pushed into the inner hollow section (43), the secondary coil (10-19) makes contact with the inner wall surface of the inner hollow section (43), and a portion between different patterns is randomly curved. Accordingly, the in-vivo indwelling member has a three-dimensional structure that corresponds to the shape of the inner hollow section (43). The in-vivo indwelling member is less likely to deviate from the inside of an aneurysm when released into the aneurysm.

As a reticle blank is inscribed using a charged particle beam (e.g., electron beam), some of the incident charged particles pass through the reticle blank and are backscattered from underlying structure (e.g., from a stage used to hold the reticle blank during inscription). These backscattered particles reduce the pattern resolution on the reticle. The present apparatus and methods reduce the number of backscattered particles re-entering the reticle blank, thereby improving pattern resolution.

    Abstract: Charged-particle-beam (CPB) microlithography methods and apparatus are disclosed with which large single-shot image-transfer regions (subfields) can be exposed using maximal beam current. Beam current is changed over a selected range to determine a suitable range of beam-spread angles that include the maximum permissible values for average blur, &Dgr;blur, and distortion. Assuming that that range of beam-spread half-angles is between &agr;1 and &agr;2, then the beam current for which &agr;1=&agr;2 is designated as a cutoff beam current. The beam-spread half-angle at that beam current is the optimal beam-spread half-angle. The ratio between the distribution half-angle and the cutoff half-angle is varied, and a determination is made of the distribution half-angle and cutoff half-angle that will accommodate the greatest beam current. Thus, a maximum beam current can be used while maintaining blur and distortion of the projected subfield image within specified values set for them.

    Abstract: Apparatus and methods are disclosed for charged-particle-beam (CPB) microlithography using a hollow beam. The hollow beam is produced by passing the charged particle beam through a scattering aperture. However, passage of the beam is performed in a manner by which the scattering aperture is prevented from overheating. Also, the scattering aperture can be made from a material that is micro-machined easily. The scattering aperture can be configured as a beam-scattering aperture plate defining voids that collectively define an annular aperture. The scattering aperture is situated at a beam-crossover plane. As the charged particle beam strikes the scattering aperture, particles pass readily through the voids as a “transmitted beam.” Particles incident on the scattering aperture plate are scattered and become a “scattered beam.” The transmitted beam passes readily through a downstream blocking aperture, whereas most particles of the scattered beam are absorbed by the blocking aperture.

    Abstract: Shielding devices and methods are disclosed for canceling the effects of external magnetic fields that otherwise would interfere with proper functioning of a charged-particle-beam (CPB) optical system inside a column. In one embodiment, openings and other disruptions in the continuity of the column are flanked by respective coil sets. Each coil set includes multiple coils that are individually electrically energized. The coils can be inside the column, outside the column, or both inside and outside. The magnitude and direction of the respective composite magnetic fields generated by the coil sets can be changed by adjusting the respective electrical currents flowing through the individual coils. Thus, the magnitude and direction of the composite magnetic field can be manipulated as required to cancel the effects of the interfering magnetic field. In addition, the column can be situated within a shield of an anisotropic magnetic material in which the magnetic flux most readily flows in selected directions.
