Abstract: An assembly of a die ejecting device and an image capture device includes: an ejector main body; the die ejecting device provided on the ejector main body and configured for ejecting a die adhered to a tape; and the image capture device provided inside the die ejecting device and including: an image capture element for taking images of the ejected die; and an internal light source. Thus, not only can images be simultaneously taken of a die in a wafer and a waiting-to-be-bonded position, but also subsequent die testing and position calibration are made easy. The die can be directly bonded to a die bonding position on a substrate from below, thereby sparing the programs and mechanisms otherwise required for conveying the die with a pick-and-place arm. Consequently, the die transportation time and overall bonding cycle time are shortened, and the production capacity of the die bonding machine is enhanced.

Abstract: A differential gear transmission type work units positioning system includes a linking mechanism, which is formed of a compound gear, a fixed rack, a drive rack, a driven rack, a rail and a screw rod, and is coupled to a number of work units, for example, Charge-Coupled Device work units, pitch-adjustable material suction and feeding work units, or pitch-adjustable material carrying work units for controlling the positioning of the work units and moving the work units at an equal pitch, and a driving mechanism for driving the linking mechanism.

Abstract: A winding type flexible printed circuit board tape transferring system includes tape let-off wheel unit, a tape take-up wheel unit, two idle wheel units adapted to guide movement of the flexible printed circuit board tape from the tape let-off wheel unit to the tape take-up wheel unit, a tension control wheel unit adapted to control the tension of the flexible printed circuit board tape being transferred from the tape let-off wheel unit to the tape take-up wheel unit, and at least one work wheel unit adapted to rotate a respective rotary encoder upon movement of the flexible printed circuit board tape, enabling the rotary encoder to output a signal to a control unit indicative of the position of the flexible printed circuit board tape.
