  • Patent number: 6821834
Abstract: Fin-type field effect transistors are fabricated on a semiconductor substrate. Rectangular fins are formed on the substrate in a rectangular pattern of rows and columns and gate electrodes are deposited on at least two sides of the fins. The gate electrodes are implanted with ions at an angle &thgr; to a line perpendicular to the substrate, such that D≈H tan &thgr;, where D is the distance between fins in adjacent rows or columns and H is the height of the fins.

  • Patent number: 6792379
Abstract: Integrated circuit chips can have a programmable data reference table that provides information required for circuit blocks on the chip to attain a desired performance, such as a certain power consumption and/or clock speed. The information entered into this table is based on data obtained from actual tests performed on the chip either when it is on a wafer or after it has been cut from the wafer. The tests determine the clock rates, supply voltages, and back-bias voltages at which the chip can successfully execute a program.

  • Patent number: 6765430
Abstract: A complementary source follower circuit has an N-channel type transistor and a P-channel transistor. The threshold voltage of each transistor is independently controlled by a back bias voltage control circuit so that the input voltage and the output voltage relationship can be made linear without the use of an additional circuit such as a level shifting circuit. Also, power consumption can be reduced when the circuit is in standby mode by using the back bias voltage control circuit to achieve non-linearity. A back bias voltage control circuit can also be used to control the threshold voltage of a transistor in series with a resistance load to reduce power usage.

  • Publication number: 20040111231
Abstract: An integrated circuit system has a reference data table for holding information that is used to control at least one circuit block in the system and also has a power supply circuit, a body bias control circuit, a clock delivery circuit, a temperature monitor circuit, and/or a configuration control circuit. The performance of the system is improved by obtaining system performance data by testing the system at different supply voltages, different body-bias voltages, different clock speeds, and/or different temperatures. Values based on the data are entered into the reference data table. The power supply circuit, the body bias control circuit, the clock delivery circuit, and/or the temperature monitor circuit data is adjusted using the entered values.

  • Patent number: 6680363
Abstract: An acid dianhydride, together with a diamine, is heated in an organic polar solvent in the presence of &ggr;-caprolactone or &bgr;-butyrolactone as an acid catalyst to prepare a polyimide having an average molecular weight of 10,000 to 300,000. This production process can realize the production of a polyimide which is soluble in a solvent and has high processability and stability.

  • Publication number: 20030188578
Abstract: In an accelerometer in which a frame supporting a pendulum through hinges is held between a pair of opposed housings and a displacement of the pendulum is detected as changes in electrostatic capacitances between electrodes formed on both sides of the pendulum and electrodes surfaces formed integrally with the housings in opposing relation to the electrodes, a C-shaped outer ring having a slit formed in its periphery is mounted around the housings and bonded thereto by a conductive adhesive to provide conduction between the housings. The-shaped configuration of the outer ring effectively prevents thermal stress from being produced in the outer ring, suppressing development of cracks in the conductive adhesive which causes changes in the conduction between the housings.

  • Patent number: 6560142
Abstract: A nondestructive read, two-device gain cell for a DRAM memory, based on conventional complementary metal oxide technology is disclosed. The charge is stored on the gate of a first MOSFET, with a second MOSFET connected to the gate for controlling the charge in accordance with an information bit. Depending on the stored charge, the surface under the gate of the first MOSFET is in a depletion or weak inversion condition. For both conditions, the first MOSFET is “off-state.” The first MOSFET causes a bipolar current flow when it is in a weak inversion condition, due to a “read” forward bias of the source to body junction. The bipolar current substantially depends on current gain, thereby multiplying the effective charge read from the first MOSFET.

  • Patent number: 6335092
Abstract: A composite staple fiber, wherein a polymer component A and a polymer component B are alternately arranged in a fiber horizontal cross-section; the fiber periphery is entirely covered with the polymer component A; both the polymer component A and the polymer component A have a substantially flat shape; the lengthwise ends of the polymer component B are located 0.05 to 1.5 &mgr;m from the fiber surface; and the weight ratio of the polymer component A to the polymer component B is from 90/10 to 10/90. The composite staple fiber of the present invention is not peeled or split by a carding and a needle punching treatments, but is divided and split in the subsequent water jet entanglement, resulting in flat ultrafine fibers having a sharp-edged structure.

  • Patent number: 5231287
Abstract: A scanning Auger spectrometer using a cylindrical mirror analyzer. This analyzer is set to a given value Eo. A deviation .DELTA.E of the energy actually measured by the analyzer from the set value Eo occurs. The relation of the deviation .DELTA.E to the coordinates of each analyzed point is measured. During the measurements, the set energy is shifted in response to the position hit by the electron beam according to information obtained from the measurements in such a way that the deviation does not take place.
