The substrate splitting apparatus includes a servo motor, a transmission device, a substrate breaking bar, and a stage. One end of the transmission is directly or indirectly coupled to the servo motor while the other end is coupled with the breaking bar. The stage has a load-lock surface and the load-lock surface faces the breaking bar. The servo motor drives the transmission device to move the breaking bar toward the load-lock surface. A substrate with a pre-crack on the bottom is disposed on the load-lock surface. The servo motor drives the substrate breaking bar to move towards or away from the pre-crack. The method of splitting includes the following steps: forming a pre-crack on the substrate; controlling the servo motor to drive the breaking bar to move towards the substrate; and controlling the breaking bar to press the substrate at the pre-crack.

The molded substrate is then transferred to the second movable mount (245) on which it is cut in the Y direction (272) to produce singulated semiconductor packages, as the first movable mount (240) returns to the loading location (205), when another molded substrate is loaded.

Movers are provided for moving the cutters into the recesses to cut the media covering the recesses. In a particular embodiment, a plurality of individual cutters are employed and a plurality of commonly driven individual cams interact with the cutters for individually moving the individual cutters into the recesses. A controller is provided for controlling the individual cams to cut the media into preselected widths. In addition, a driver is provided for commonly driving the individual cutters.

The tire locating members are relatively moveable between a loading position, in which the members are separated to allow location of a tire therebetween and a cutting position, in which the first tire locating member engages an inner surface of a tire and the second tire locating member engages an outer surface of a tire. With the tire locating members in the cutting position the cutter cuts through a portion of the tire between the members and the tire drive effects relative movement of the cutter and the tire to produce a circumferential cut in the tire and thus cut the tire into two separate parts. The cut is preferably located around the tread of the tire such that the two separate halves may be stacked, one inside the other.

    Abstract: The present invention is an anvil assembly for a slitting machine of the type including an arbor having a plurality of laterally spaced cutting disks mounted thereon. The anvil assembly is mounted to the slitting machine adjacent to the cutting discs. The anvil assembly includes a generally cylindrical core and a plurality of anvil rings which are concentrically disposed about the core under normal unloaded conditions. The anvil rings include an outer cutting surface which is in rolling contact with at least one of the cutting discs on the slitting machine. The anvil rings are resiliently supported in spaced relationship to the core so that when a load is applied to the anvil ring, the anvil ring will move radially with respect to the core independently of the other anvil rings. The resilient support means includes a plurality of support pins extending radially from the core member, and means for biasing the support pins into engagement with the inner bearing surface of the anvil rings.
