    Abstract: A method for forming a gate electrode includes: providing a substrate; forming a gate dielectric layer and forming a sacrificial layer, the sacrificial layer including doping ions, a density of the doping ions in the sacrificial layer decreasing with increasing distance from the substrate; forming a hard mask layer; patterning the sacrificial layer and the hard mask layer; removing part of the patterned sacrificial layer by wet etching with the patterned hard mask layer as a mask, to form a dummy gate electrode which has a top width bigger than a bottom width, and removing the patterned hard mask layer; removing the dummy gate electrode and filling a gate trench with gate material to form a gate electrode which has a top width bigger than a bottom width, which facilitates the filling of the gate material and can avoid or reduce cavity forming in the gate material.

    Abstract: Tungsten carbide catalysts are used in preparation of ethylene glycol by hydrogenating degradation of cellulose. The catalyst includes tungsten carbide as main catalytic active component, added with small amount of one or more transition metals such as nickel, cobalt, iron, ruthenium, rhodium, palladium, osmium, iridium, platinum, and copper as the second metal, supported on one or more porous complex supports such as active carbon, alumina, silica, titanium dioxide, silicon carbide, zirconium oxide, for conversion of cellulose to ethylene glycol. The catalyst realizes high efficiency, high selectivity, and high yield in the conversion of cellulose to ethylene glycol at the temperature of 120-300° C., hydrogen pressure of 1-10 MPa, and hydrothermal conditions. Compared to the existing industrial synthetic method of ethylene glycol using ethylene as feedstock, the invention has the advantages of using renewable raw material resources, environment friendly process, and excellent atom economy.

    Abstract: The present invention relates to a hydrogenation catalyst composition, process for preparing the same and use thereof. The composition comprises a hydrogenation catalyst, an organonitrogen compound in an amount of 0.01%-20% by weight of the catalyst, a sulfiding agent in an amount of 30%-150% by weight of the sulfur-requiring amount calculated theoretically of the hydrogenation catalyst, and an organic solvent in an amount of 0.1%-50% by weight of the catalyst. The preparation process comprises introducing the required substances onto the hydrogenation catalyst in oxidation state. By introduction of the organonitrogen compound, sulfur and organic solvent, the hydrogenation catalyst composition of the present invention may further increase the sulfur-maintaining ratio of the catalyst during the activation, slow down the concentrative exothermic phenomenon, decrease the rate of temperature rise of the catalyst bed layer, and improve the activity of the catalyst.

    Abstract: This invention provides fire prevention and detection for heavy-duty and medium-duty commercial and military vehicles by ensuring the engine is automatically and immediately shut down upon the occurrence of a catastrophic event that may lead to a fire. The shutdown is achieved through the isolation of the vehicle batteries and alternator and the disconnecting of those devices from all electrical circuits. Anomalies that cause the shutdown and disconnect include battery and vehicle load currents that are outside a preset range, excessive temperatures, detection of smoke in the drive compartment or sleeper, or detection of a frontal impact accident or vehicle rollover. Once disconnected, the battery contactor must be manually reset in order to restore electrical power to the vehicle.
