  • Patent number: 5670798
Abstract: An integrated heterostructure of Group III-V nitride compound semiconductors is formed on a multicomponent platform which includes a substrate of monocrystalline silicon carbide and a non-nitride buffer layer of monocrystalline zinc oxide. The zinc oxide may be formed by molecular beam epitaxy (MBE) using an MBE effusion cell containing zinc, and a source of atomic oxygen, such as an MBE-compatible oxygen plasma source which converts molecular oxygen into atomic oxygen. An ohmic contact for a semiconductor device formed of Group III-V nitride compound semiconductor materials including a layer of aluminum nitride or aluminum gallium nitride, includes a continuously graded layer of aluminum gallium nitride and a layer of gallium nitride or an alloy thereof on the continuously graded layer. • Patent number: 5669373
Abstract: The invention concerns a thermostatic air flow controller. Such flow controllers may be specially useful for controlling the intake of air to a heating stove. The controller has a main air passage with a set of matching register plates which may open or close the passage according to the influence from a temperature sensing element, which is placed in a secondary air passage. The controller according to the invention has this temperature sensing element placed close to the register plates and between those plates and a heat shield which guards the temperature sensing element from the influence of the temperature in the air receiving vessel. This configuration admits a very compact construction which is specially useful for mounting the flow controller on the intake opening of a heating stove.

  • Patent number: 5667533
Abstract: Textile fabrics and garments having a random, irregular heather-like appearance are produced by impregnating a textile fabric with an aqueous pretreaement composition comprising a fiber reactive cationic compound, aging the impregnated fabric in a moistened state for about 4 to 24 hours to allow the fiber reactive cationic compound to react with the fibers of the fabric, rinsing the fabric to remove unreacted cationic compound, immersing the fabric in an aqueous bath at a pH of less than 7 and gradually introducing dyestuffs to the bath over a period of at least 15 minutes, and fully exhausting the dyestuffs onto the fabric. The process is applicable for dyeing either piece goods or garments. Where the fabric is in the form of garments, it is preferred that the aging be carried out by storing the garments in an insulated sealed container.
