    Abstract: Embodiments of the present invention includes a method of assembling a chip scale package (CSP). The method comprises adding bumps, sawing the saw streets from the front of a wafer, molding the front of the wafer, grinding the back of the wafer, sawing the saw streets from the back of the wafer, molding the back of the wafer, and sawing between devices to form a plurality of packaged devices. Sawing the saw streets from the front of the wafer establishes a first cut. Molding the front of the wafer includes using a first mold compound such that the mold compound fills in the first cut. Sawing the saw streets from the back of the wafer establishes a second cut.

    Abstract: In one embodiment the present invention include systems and methods for synchronizing wireless communication systems. In one embodiment, a baseband processor includes a reference frequency for synchronizing processing of received data. The baseband processor may detect received data and determine frequency hopping sequences to program a frequency synthesizer. The baseband processor may synchronize the synthesizer's frequency changes to receive incoming data. Symbols received by the system may be detected and used to start the reference frequency. In one embodiment, the reference frequency has a period equal to the symbol period. Cross-correlators may be used to detect frequency hopping patterns. Clusters of results from the cross-correlators may be analyzed and the results used to control timing of the system.

This embodiment is designed to be expandable and drive any number of LED strings. The present invention may be implemented with a high or low side driver scheme to drive the current.     Abstract: A direct-write laser lithography system comprises a reel-to-reel feed system in a vacuum chamber that presents the clear film-side of a single-sided metal-clad tape to a laser for direct patterning of the metal. The laser beam is swept laterally across the tape by rotating mirrors, and is intense enough to ablate the metal but not so strong as to destroy the tape substrate. In one instance, two specialized lasers are used, one set to ablate large field areas, and the other tuned to scribe fine features and lines. The ablated metal blows off in a downward direction and is collected for recycling.
