  • Patent number: 5506802
Abstract: An SRAM having a TFT load element has a gate electrode of the load TFTs disposed between bit lines and channel regions of the load TFTs. The structure avoids formation of a parasitic transistor in which each of the bit lines would act as a gate electrode for the channel region of the TFT load element. The SRAM has a high soft error immunity even at a low supply voltage.

  • Patent number: 5506700
Abstract: A facsimile apparatus in which a single A/D converter used for analog image signals is shared efficiently with other analog sensors. The facsimile apparatus has an image scanner for outputting an analog image signal by scanning an original and at least one analog sensor for outputting an analog detection signal. A multiplexer is provided for selecting one of the analog signals including the analog image signal and the analog detection signal. An analog/digital converter converts the analog signal selected by the multiplexer into a digital signal. A primary scanning counter counts the number of pulses of a pixel clock signal indicating a reading timing of each pixel so as to output a count value, the count value being reset each time a line synchronization signal indicating a first position of each scanning line is supplied thereto.

  • Patent number: 5502990
Abstract: In a recodable lever tumbler lock such as used with a safety deposit box lock, a coding device (17) and a recoding pin of particular configuration are caused to interact with remaining components of the lock mechanism of more conventional construction. When the lock is activated to its normal retracted position, one end of the coding device functions as a stop abutment and engages a waist portion on the recoding pin whereby another part of the coding device engages a hook means provided on the periphery of a dog (7) included in the lock, and the dog can be rotated only through about 150.degree. with the ordinary key. When the lock is to be recoded so as to work with a different key, the lock is first activated to its locking mode with the door open, and the recoding pin is moved to a second end position by manual manipulation. In this second end position, the end (17e) of the coding device is prevented from entering a waist on the pin and therewith enables the dog to be rotated through 180.degree.

  • Patent number: 5504705
Abstract: A contact hole connecting the source region of a LDD construction driver transistor and a grounding wiring layer (Vss) is provided in self-alignment with respect to a gate electrode of a driver transistor. With the source region formed by impurity introduced through the contact hole, the driver transistor is provided with asymmetric source/drain structure. By this, the on current of the LDD construction driver transistor can be improved without increasing the transistor size. Furthermore, imbalance of diffusion layer resistance in the source region can be reduced to improve stability of cell operation.

  • Patent number: 5502583
Abstract: In an active matrix liquid crystal display device incorporates a plurality of thin-film transistors, drain lines, and display electrodes of a conductive material. Compensating lines of the conductive material are wider than the drain lines and are formed on the drain lines simultaneously with the display electrodes. A predetermined distance is defined between the display electrode and the compensating line for each of the thin-film transistors. The predetermined distance is further defined between the display electrode for one of the thin-film transistors and the compensating line for an adjacent one of the thin-film transistors. The adjacent one of the thin-film transistors is nearer to the display electrode for the thin-film transistor in question rather than the drain line for the thin-film transistor in question.

  • Patent number: 5502007
Abstract: A method of forming a flat surface of an insulator film of a semiconductor device, providing no excessive polishing, polishing waste that is easily removed and an extensive flat surface of the insulator film. A first wiring film is formed on or over a semiconductor substrate and a first insulator film is formed on the first wiring film. The first insulator film and the first wiring film are patterned to a given shape in the same patterning process. A second insulator film is formed on the first insulator film thus patterned. The second insulator film is relatively higher in polishing rate than the first insulator film. Then, a surface of the second insulator film is polished to be flattened under pressure until the first insulator film is exposed. As the first and second insulator films, a silicon nitride film and a silicon dioxide film are preferably used, respectively.

  • Patent number: 5500080
Abstract: A process for forming self-aligned contact holes in a semiconductor device. In the process, a barrier layer for limiting an opened area of each contact hole is formed by use of a blanket etching process and a chemical vapor deposition process. This method eliminates the use of a mask patterning process upon formation of the selective metal layer to be used as the barrier layer, thereby minimizing the mask misalignment rate and the tolerance caused by the mask misalignment. By virtue of such features, the contact hole formation process enables formation of contact holes each having a minimum opened area enough to form a contact.

  • Patent number: 5499627
Abstract: A system for determining the hematocrit transcutaneously and noninvasively. Disclosed are a finger clip assembly and an earlobe clip assembly, each including at least a pair of emitters and a photodiode in appropriate alignment to enable operation in either a transmissive mode or a reflectance mode. At least two, and preferably three, predetermined wavelengths of light are passed onto or through body tissues such as the finger, earlobe, or scalp, etc. and the extinction of each wavelength is detected. Mathematical manipulation of the detected values compensates for the effects of body tissue and fluid and determines the hematocrit value. If a fourth wavelength of light is used which is extinguished substantially differently by oxyhemoglobin and reduced hemoglobin and which is not substantially extinguished by plasma, then the blood oxygen saturation value, independent of hematocrit, may be determined. It is also disclosed how to detect and analyze multiple wavelengths using a logarithmic DC analysis technique.
