  • Patent number: 7732119
Abstract: A photosensitive monolayer is self-assembled on an oxide surface. The chemical compound of the photosensitive monolayer has three components. A first end group provides covalent bonds with the oxide surface for self assembly on the oxide surface. A photosensitive group that dissociates upon exposure to ultraviolet radiation is linked to the first end group. A second end group linked to the photosensitive group provides hydrophobicity. Upon exposure to the ultraviolet radiation, the dissociated photosensitive group is cleaved and forms a hydrophilic derivative in the exposed region, rendering the exposed region hydrophilic. Carbon nanotubes or nanocrystals applied in an aqueous dispersion are selectively attracted to the hydrophilic exposed region to from electrostatic bonding with the hydrophilic surface of the cleaved photosensitive group.

  • Patent number: 7075150
Abstract: The present invention provides a thin channel MOSFET having low external resistance. In broad terms, a silicon-on-insulator structure comprising a SOI layer located atop a buried insulating layer, said SOI layer having a channel region which is thinned by the presence of an underlying localized oxide region that is located on top of and in contact with said buried insulating layer; and a gate region located atop said SOI layer, wherein said localized oxide region is self-aligned with the gate region. A method for forming the inventive MOSFET is also provided comprising forming a dummy gate region atop a substrate; implanting oxide forming dopant through said dummy gate to create a localized oxide region in a portion of the substrate aligned to the dummy gate region that thins a channel region; forming source/drain extension regions abutting said channel region; and replacing the dummy gate with a gate conductor.

  • Patent number: 6658573
Abstract: This invention concerns methods for the protection of resources in an open digital communication system, which resources are residing in or owned by physically and organizationally distributed, independent entities connected through that system, e.g. the Internet. Since, in such an open system, any entity can in principle access any resource of any other entity, precautions must be taken to avoid or minimize the danger of resource corruption and destruction, to maintain privacy and, where necessary, confidentiality. Thus, protection of resources is of ultimate importance to warrant integrity and function of an entity. For the intelligent protection of such resources, in particular against unauthorized access, a variable-grained control of the name space (consisting of all names an entity provides) and/or the provision of attachable and detachable guards accompanying each call for a file and/or service is provided.
