  • Patent number: 8351037
Abstract: Programmable illuminators in exposure tools are employed to increase the degree of freedom in tool matching. A tool matching methodology is provided that utilizes the fine adjustment of the individual source pixel intensity based on a linear programming (LP) problem subjected to user-specific constraints to minimize the difference of the lithographic wafer data between two tools. The lithographic data can be critical dimension differences from multiple targets and multiple process conditions. This LP problem can be modified to include a binary variable for matching sources using multi-scan exposure. The method can be applied to scenarios that the reference tool is a physical tool or a virtual ideal tool. In addition, this method can match different lithography systems, each including a tool and a mask.

  • Patent number: 8349729
Abstract: Each of a first substrate and a second substrate includes a surface having a diffusion resistant dielectric material such as silicon nitride. Recessed regions are formed in the diffusion resistant dielectric material and filled with a bondable dielectric material. The patterns of the metal pads and bondable dielectric material portions in the first and second substrates can have a mirror symmetry. The first and second substrates are brought into physical contact and bonded employing contacts between metal pads and contacts between the bondable dielectric material portions. Through-substrate-via (TSV) structures are formed through bonded dielectric material portions. The interface between each pair of bonded dielectric material portions located around a TSV structure is encapsulated by two diffusion resistant dielectric material layers so that diffusion of metal at a bonding interface is contained within each pair of bonded dielectric material portions.

  • Patent number: 8348832
Abstract: A viewer 4 as a compact display device displays a body cavity image picked up by a capsule endoscope 3. When a communication-cable connection detector 48 detects a communication cable connection between a receiving apparatus 2 and the viewer 4, a control unit 49 switch controls a changeover switch 44 based on this connection detection, thereby switching a display of an LCD 41 to a display of image data from wire. Next, information necessary for an examination such as image data is taken in from the receiving apparatus 2 via a communication cable 5, and is displayed in an LCD 41. With this arrangement, a display unit is not necessary in the receiving apparatus 2, and a circuit configuration becomes simple. The receiving apparatus can be made compact and light, and power consumption can be decreased.

  • Patent number: 8352355
Abstract: Win probability estimation model that statistically computes the probability of winning a bid at a given price, and profit optimization models that compute the optimal price for a bid balancing the probability of winning a bid at a price with the profitability of the bid at the given price. In one stage, an expected profit margin of a product may be formulated as a function of its profit margin and win probability to compute its optimal profit margin. In another stage, an expected profit for one or more product accessories may be formulated as a function of the profit margin and their conditional win probability given the server win to compute their optimal profit margins. The conditional win probabilities for the product accessories may be modeled as a function of the utilities of the various purchase options that contain the product and that accessory.

  • Patent number: 8344358
Abstract: A graphene-based field effect transistor includes source and drain electrodes that are self-aligned to a gate electrode. A stack of a seed layer and a dielectric metal oxide layer is deposited over a patterned graphene layer. A conductive material stack of a first metal portion and a second metal portion is formed above the dielectric metal oxide layer. The first metal portion is laterally etched employing the second metal portion, and exposed portions of the dielectric metal oxide layer are removed to form a gate structure in which the second metal portion overhangs the first metal portion. The seed layer is removed and the overhang is employed to shadow proximal regions around the gate structure during a directional deposition process to form source and drain electrodes that are self-aligned and minimally laterally spaced from edges of the gate electrode.

  • Patent number: 8343838
Abstract: A structure and method of fabricating a semiconductor field-effect transistor (MOSFET) such as a strained Si n-MOSFET where dislocation or crystal defects spanning from source to drain is partially occupied by heavy p-type dopants. Preferably, the strained-layer n-MOSFET includes a Si, SiGe or SiGeC multi-layer structure having, in the region between source and drain, impurity atoms that preferentially occupy the dislocation sites so as to prevent shorting of source and drain via dopant diffusion along the dislocation. Advantageously, devices formed as a result of the invention are immune to dislocation-related failures, and therefore are more robust to processing and material variations. The invention thus relaxes the requirement for reducing the threading dislocation density in SiGe buffers, since the devices will be operable despite the presence of a finite number of dislocations.

  • Patent number: 8347259
Abstract: Critical circuit blocks are identified in a chip design layout, and are marked by a marker layer identifying a marked region. Multiplicate layers are generated for each critical circuit block within each marked region. Each multiplicate layer includes a different type of variant for each identified critical circuit block. The different types of variants correspond to different types of optimization goals to address different issues in circuit performance. Circuit simulation is performed with each type of variants in combination with adjacent circuit blocks as provided in original design. In each marked region, the results of the circuit simulations are evaluated to determine an optimal type among the variants. The optimal type is retained in each marked region, thereby providing a chip design layout in which various marked regions can include different types of variant circuit blocks to provide local circuit optimization.
