Next, a gate insulating layer is formed on the overall substrate and a channel layer is formed on the gate insulating layer over the gate. Thereafter, the portion of the second metal layer is anodized, to define source and drain on the ohmic layers and to form a second oxide layer. Patent number: 6200837Abstract: A method of manufacturing a TFT which can improve realibility by planarizing the surface of a polysilicon layer as a channel layer, is disclosed. According to the present invention, an amorphous silicon layer is formed on an insulating layer substrate and crystallized by excimer layer annealing process, to form a polysilicon layer. Next, the surface of the polysilicon layer is oxidized to form an oxide layer. At this time the sufrace of the polsyilicon under the oxide layer become smooth. Preferably, the oxide layer is formed by oxiation process using ECR (Electron Cyclon Resonator) plasma or using one selected from the group consisting of O2, O2N2, O2N2O, O2NH3 and NO. Thereafter, the oxide layer is removed to expose the polysilicon layer and then a gate insulating layer is formed on the exposed polysilicon layer. Thereafter, gate re-oxidation process is performed using the spacer as an oxidation mask to form a re-oxidation layer on the substrate of both sides of the spacer. The spacer is formed of a nitride layer such as a SiON layer or a Si4N3 layer.
