  • Patent number: 7547975
Abstract: A module with embedded semiconductor IC of the present invention includes a first resin layer, a second resin layer, post electrodes passing through the first and second resin layers, and a semiconductor IC mounted as embedded between the first resin layer and the second resin layer. Stud bumps are formed on land electrodes of the semiconductor IC and positioned with respect to the post electrodes. Owing to this positioning of the stud bumps formed on the semiconductor IC with respect to the post electrodes, the planar position of the stud bumps is substantially fixed. As a result, it is possible to use a semiconductor IC having a very narrow electrode pitch of 100 ?m or smaller, particularly of around 60 ?m.

  • Patent number: 7544537
Abstract: A semiconductor IC-embedded substrate suitable for embedding a semiconductor IC in which the electrode pitch is extremely narrow. The substrate comprises a semiconductor IC 120 in which stud bumps 121 are provided to the principal surface 120a, a first resin layer 111 for covering the principal surface 120a of the semiconductor IC 120, and a second resin layer 112 for covering the back surface 120b of the semiconductor IC 120. The stud bumps 121 of the semiconductor IC 120 protrude from the surface of the first resin layer 111. The method for causing the stud bumps 121 to protrude from the surface of the first resin layer 111 may involve using a wet blasting method to cause an overall reduction of the thickness of the first resin layer 111. The stud bumps 121 can thereby be properly uncovered even when the electrode pitch of the semiconductor IC 120 is narrow.

  • Patent number: 7409772
Abstract: The present invention is directed generally to tools that are lightweight, high quality, durable, rigid and strong. For example, various tools used to level items and/or as a straight edge for aligning or drawing lines on items may be designed in an improved or augmented I beam style so that they are lightweight, strong, durable and rigid so as to hold their shape under stress or return to their original shape after being stressed. In various exemplary embodiments, the I beam style level and/or straight edge may have a first main elongated side to which two elongated perpendicular sides are connected or coupled. At least one or more higher strength elongated sides, for example a second elongate side, may be comprised of a closed or box shaped side. For example, the second elongated side may be, for example, a box shaped construction.

  • Patent number: 7397430
Abstract: A surface mounted antenna according to the present invention includes a dielectric block 11, a radiating electrode 12 formed on one of a main surface 11a of the dielectric block 11, a ground electrode 13 formed on the other main surface 11b of the dielectric block 11, and a feed electrode 14 formed on a side surface 11c of the dielectric block 11 and electromagnetically coupled with the radiating electrode 12. In the present invention, since the feed electrode 14 is formed on the side surface 11c of the dielectric block 11, the size of the main surface 11a of the dielectric block 11 can be made smaller than that of the conventional dielectric block. Accordingly, since further miniaturization can be realized, when the dielectric block 11 is mounted on a printed circuit board or the like, the mounting area can be reduced as compared with the conventional dielectric block.

  • Patent number: 7395091
Abstract: Systems and methods for an upgradeable and/or reconfigurable receiver are provided. In general, the present invention is directed to providing systems and methods for designing an electronic communication system having easy and cost effective upgradeable receiver systems and components including, for example, an amplifier and/or a filter. For example, a receiver may include a receiver front end that is configured so that at least one of the original conventional system components may be used along with one or more new system components to provide greater receiver sensitivity and/or selectivity. In various embodiments, portions of an upgradeable receiver system may be made as modular components that allow easy replacement for the upgradeable components which may include a signal amplifier and/or a signal filter. In various embodiments the receiver may be upgraded by replacing a conventional low noise amplifier (LNA) with a high temperature superconductor (HTS) filter and/or a cryo-cooled LNA.

  • Patent number: 7330158
Abstract: An object of the present invention is to further miniaturize a module substrate with an antenna while maintaining desirable characteristics. A module substrate with an antenna according to the invention has a substrate body and first and second radiation conductors and provided on one surface of the substrate body and being symmetrical. The first and the second radiation conductors asymmetrical with respect to a first line B that passes a power-supplying the first radiation conductor and a power-supplying point of the second radiation conductor. Therefore, the wavelength of radio waves radiated from the current flowing in one direction as viewed from the first line B is different from that of radio waves radiated from the current flowing in the other direction as viewed from the first line B. As a result, the substrate body can be miniaturized while securing a broader band than the conventional module substrates.
