    Abstract: A disclosed structure includes a fin-based bipolar junction transistor (BJT) with reduced base resistance. The BJT includes one or more semiconductor fins. Each semiconductor fin has opposing sidewalls, a first width, and a base recess, which extends across the first width through the opposing sidewalls. The BJT includes a base region positioned laterally between collector and emitter regions. The base region includes a base semiconductor layer (e.g., an intrinsic base layer), which fills the base recess and which has a second width greater than the first width such that the base semiconductor layer extends laterally beyond the opposing sidewalls. In a BJT with multiple semiconductor fins, the base recess on each semiconductor fin is filled with a discrete base semiconductor layer. The base region further includes an additional base semiconductor layer (e.g., an extrinsic base layer) covering the base semiconductor layer(s). Also disclosed is a method of forming the structure.

    Abstract: Provided is a process for hydrocracking normal paraffins into lighter normal paraffins with minimal formation of iso-paraffins. The process comprises hydrocracking a hydrocarbon feedstock comprising normal paraffins under hydrocracking conditions. The reaction is run in the presence of a selected catalyst, e.g., an LTA-type zeolite, with a requisite topology and acid site density. The zeolite has a framework type with voids greater than 0.50 nm in diameter, which are accessible through apertures characterized by a longest diameter of less than 0.50 nm and a shortest diameter of more than 0.30 nm. The reaction conducted in the presence of such a selected zeolite produces an n-paraffin rich product.

    Abstract: A continuous process for converting waste plastic into recycle for polypropylene polymerization is provided. The process integrates refinery operations to provide an effective and efficient recycle process. The process comprises selecting waste plastics containing polyethylene and polypropylene and then passing the waste plastics through a pyrolysis reactor to thermally crack at least a portion of the polyolefin waste and produce a pyrolyzed effluent. The pyrolyzed effluent is separated into offgas, a naphtha/diesel fraction, a heavy fraction, and char. The naphtha/diesel fraction is passed to a refinery FCC unit, from which is recovered a liquid petroleum gas C3 olefin/paraffin mixture. The C3 paraffins and C3 olefins are separated into different fractions with a propane/propylene splitter. The C3 olefin fraction is passed to a propylene polymerization reactor.
