Patent number: 12034050Abstract: An aluminum-scandium (Al—Sc) etch stop that is both CMOS compatible and highly conductive, and a method for forming the same are disclosed. The low volatility of Sc in Cl and strong covalent bond between Al—Sc leads to an increase in resistance to NaCl corrosion and makes it difficult to dry etch in Cl-based chemistries, resulting in an excellent etch stop material, especially when used in conjunction with an overlying aluminum nitride (AlN) or aluminum scandium nitride (AlScN) piezoelectric layer. When deposited at high deposition temperatures or when subsequently annealed at >600° C., the Al—Sc has a low resistivity, enabling corresponding device operation at temperatures up to at least 500° C. While Al3Sc is the preferred composition, Al1-xScx with x between 5 and 100 atomic percent provides many of these same benefits but comes at the cost of increased electrical resistivity and etch resistance with increasing Sc content due to Sc oxidation.Type: GrantFiled: August 2, 2021Date of Patent: July 9, 2024Assignee: National Technology & Engineering Solutions of Sandia, LLCInventors: Giovanni Esteves, Travis Ryan Young

Patent number: 12029168Abstract: A continuous round baler forms a cylindrically-shaped bale by spiral, coiled layers created by a conical portion of a bale-forming chamber and protruded upwardly from a cylindrical portion of the bale-forming chamber. The bale is circumferentially supported by netting applied to the bale in the cylindrical portion. A rotary feed table receives crop from the field and feeds the crop into the conical portion. The bale forming process can be interrupted if an insufficient volume of crop is collected on the rotary feed table. The netting material is provided on short rolls to facilitate loading onto the machine. A cutoff mechanism is coupled to the growth of the bale from the cylindrical portion to sever the bale at a predetermined length with end surfaces that are perpendicular to the axis of the bale. A bale density mechanism supports the distal end of the bale as the bale protrudes upwardly.Type: GrantFiled: February 17, 2020Date of Patent: July 9, 2024Assignee: McHale EngineeringInventor: Kenneth R.
