Abstract: Techniques are provided for forming a semiconductor device. In an aspect, a semiconductor device is provided that includes a silicon carbide (SiC) structure and a III-nitride structure. The SiC structure includes a drain electrode, a substrate layer that is formed on the drain electrode and includes SiC, and a drift layer formed on the substrate layer. The drift layer includes p-well regions that allow current to flow through a region between the p-well regions. The III-nitride structure includes a set of III-nitride semiconductor layers formed on the SiC structure, a passivation layer formed on the set of III-nitride semiconductor layers, a source electrode electrically coupled to the p-well regions, and gate electrodes electrically isolated from the set of III-nitride semiconductor layers. In an aspect, the SiC structure includes a transition layer that includes connecting regions. In another aspect, the III-nitride structures includes connection electrodes electrically coupled to the connecting regions.

Abstract: This disclosure relates generally to the three-dimensional (3D) integrated thin-film transistors (TFTs) with silicon and metal-oxide (MO) semiconductors as the active layers. In one or more embodiments, an apparatus is provided that comprises a first transistor comprising a silicon active layer, and a second transistor comprising a metal oxide active layer. The second transistor is vertically stacked on the first transistor, and the first transistor and the second transistor share a gate electrode formed between the silicon active layer and the metal oxide active layer. With these embodiments, the gate electrode corresponds to a top gate of the first transistor and a bottom gate of the second transistor.

Abstract: The present invention provides methods for determining a haplotype or a diplotype in a genetic sample. The method comprises the steps of contacting a probe-complex with the genetic sample, wherein the probe complex comprises at least two probes, hybridizing at least two probes to a polynucleotide sequence, each of which is specific to one of two or more genetic variants, determining the presence or absence of at least one genetic variant by detecting a signal emitted from at least one probe, wherein detection of said signal is indicative of the the presence of a genetic variant, removing or displacing at least one of said probes from said sample, and detecting a change in the signal to determine the haplotype or a diplotype in the genetic sample. Abstract: The technology described herein is generally directed towards a self-bootstrap integrated gate driver circuit with high driving speed, enhanced driving capability and rail-to-rail output. A capacitor and diode are used with a first inverter coupled to a control signal input terminal, a second inverter coupled to the first inverter, a push-pull circuit comprising a pull-up transistor and a pull-down transistor and a power device comprising a power device transistor with a gate. Control signal input at one state controls the first inverter to a first output state, turns on the pull-down transistor to discharge the gate of the power device transistor, turns off the power device and charges the capacitor through the diode. The control signal input in another state controls the first inverter to a second output state, turns off the pull-down transistor and turns on the pull-up transistor via the capacitor to turn on the power device.

Abstract: When access point signals are altered, conventional fingerprint-based indoor localization techniques are note accuracy. Localization with altered access point and fingerprint updating can achieves accurate indoor localization and automatically update a fingerprint database with altered access points. Using subset sampling, the system detect the altered access points, filter them out by a received signal strength vector and find the location of a client. Given the received signal strength vectors received and the estimated location, the system can update a fingerprint database with the signal changes by applying a non-parametric Gaussian process regression method.
