The IC includes an etch stop layer having one or more extended portions intervening between one or more edge portions of the conductive line and the conductive via, the one or more edge portions being at a periphery of the conductive line and the conductive via, the etch stop layer including a higher dielectric breakdown than the dielectric material. The one or more extended portions of the etch stop layer cause the conductive line to be formed with a bottom part having a reduced dimension than an upper part of the conductive line.

    Abstract: Back-end-of-the line (BEOL) interconnect structures are provided in which an alternative metal such as, for example, a noble metal, is present in a combined via/line opening that is formed in an interconnect dielectric material layer. A surface diffusion dominated reflow anneal is used to reduce the thickness of a noble metal layer outside the combined via/line opening thus reducing or eliminating the burden of polishing the noble metal layer. In some embodiments and after performing the anneal, a lesser noble metal layer can be formed atop the noble metal layer prior to polishing. The use of the lesser noble metal layer may further reduce the burden of polishing the noble metal layer.

The embodiment intercepts a debug data requests from an untrusted entity, thereby preventing the untrusted entity from directly accessing the debug data in the memory. The embodiment analyzes the debug data using a sensitive data detection process where the analyzing detects sensitive data in the debug data. The embodiment generates modified debug data by performing a data protection process on the debug data and then sends, as a response to the debug data requests, the modified debug data to the untrusted entity.

The computer-executable components further include a configuration component that replaces the quantum subcircuit in the first quantum circuit with the compiled quantum subcircuit.
