Publication number: 20110062525Abstract: A method forms an integrated circuit structure. The method patterns a protective layer over a first-type field effect transistor and removes a stress liner from above a second-type field effect transistors. Then, the method removes a first-type silicide layer from source and drain regions of the second-type field effect transistor, but leaves at least a portion of the first-type silicide layer on the gate conductor of the second-type field effect transistor. The method forms a second-type silicide layer on the gate conductor and the source and drain regions of the second-type field effect transistor. The second-type silicide layer that is formed is different than the first-type silicide layer. For example, the first-type silicide layer and the second-type silicide layer can comprise different materials, different thicknesses, different crystal orientations, and/or different chemical phases, etc.Type: ApplicationFiled: September 16, 2009Publication date: March 17, 2011Applicant: INTERNATIONAL BUSINESS MACHINES CORPORATIONInventors: Christian Lavoie, Viorel C. Publication number: 20110066881Abstract: Method and computer program product for identifying a primary disk storage medium that is higher in a boot order than a secondary disk storage medium in a software RAID, and testing for a hardware failure of the primary disk storage medium during the BIOS power-on self test. The boot order of the disk storage mediums in the software RAID is automatically changed to position the secondary disk storage medium in the RAID higher in the boot order than the primary disk storage medium in response to detecting a hardware failure in the primary disk storage medium. The operating system is then booted from the disk storage medium that is highest in the boot order. Publication number: 20110063796Abstract: Embodiments of the present invention generally provide for a system that removes excess thermal energy from a datacenter. In one embodiment, the system includes a holding container with highly thermally conductive surfaces installed in the warmest area(s) of the datacenter. Two substances are released into the holding container and are mixed creating a liquid solution and causing an endothermic reaction. The resulting reaction transfers thermal energy from the datacenter air to the new solution. The liquid solution is then pumped out of the datacenter, where it can be passed through a dialyzing membrane or an evaporation chamber, which separates the liquid solution into its two original substances.Type: ApplicationFiled: September 16, 2009Publication date: March 17, 2011Applicant: INTERNATIONAL BUSINESS MACHINES CORPORATIONInventors: Cary M. Publication number: 20110062548Abstract: High performance bipolar transistors with raised extrinsic self-aligned base are integrated into a BiCMOS structure containing CMOS devices. By forming pad layers and raising the height of an intrinsic base layer relative to the source and drain of preexisting CMOS devices and by forming an extrinsic base through selective epitaxy, the effect of topographical variations is minimized during a lithographic patterning of the extrinsic base. Also, by not employing any chemical mechanical planarization process during the fabrication of the bipolar structures, complexity of process integration is reduced. Internal spacers or external spacers may be formed to isolate the base from the emitter. The pad layers, the intrinsic base layer, and the extrinsic base layer form a mesa structure with coincident outer sidewall surfaces.Type: ApplicationFiled: November 18, 2010Publication date: March 17, 2011Applicant: INTERNATIONAL BUSINESS MACHINES CORPORATIONInventors: Natalie B.
