  • Patent number: 9994513
Abstract: Provided are a resist and a compound for the resist improving the sensitivity, the resolution and the line edge roughness (LER) in a good balance without spoiling basic properties of a chemical amplification resist such as pattern shape, dry etching resistance, heat resistance and the like. Provided are a method for producing an alicyclic ester compound expressed by general formula (1), an alicyclic ester compound expressed by general formula (1), a (meth)acrylic copolymer obtained by polymerization of the alicyclic ester compound, and a photosensitive resin composition containing the (meth)acrylic copolymer. A method for producing an alicyclic ester compound expressed by general formula (1) includes reacting an adamantane compound expressed by general formula (2) with hydroxyalkylamine expressed by general formula (3) to produce an adamantaneamide compound expressed by general formula (4), and then reacting the adamantaneamide compound expressed by general formula (4) with (meth)acrylic acid.

  • Patent number: 9260566
Abstract: The present invention has an object of providing, for example, a composition for optical materials which contains a polythiol that can be predicted and assessed, in a stage prior to polymerization/curing, as being clouded or not clouded after polymerization/curing, and thus can be determined as being good or defective. According to the present invention, the above-described object is achieved by, for example, a composition for optical materials which comprises a polythiol that exhibits an initial turbidity of 0.5 ppm or less and a turbidity of 0.6 ppm or less after the storage at 50° C. for 7 days, and an episulfide. Namely, an optical material made from a composition for optical materials which contains a polythiol satisfying the above turbidity requirements can be prevented from clouding to exhibit excellent transparency.

  • Publication number: 20140087990
Abstract: The present invention provides a novel carboxylic acid ester compound useful as a fragrance component or a material for a compound fragrance and a method for producing the same, and provides a fragrance composition including the carboxylic acid ester compound. The present invention also provides an acyl fluorides of a 2,4-dimethyl-bicyclo[2.2.2]octane compound and the esters thereof, useful as the raw materials (inclusive of the intermediates of organic synthesis), for example, for the medicines, agricultural chemicals, fragrances, functional resins, optical functional materials and electronic functional materials. The carboxylic acid ester compound of the present invention is a compound represented by the general formula (1). (In the formula, one of R1 and R2 is a methyl group and the other of R1 and R2 is —COOR, and R is an alkyl group having 1 to 4 carbon atoms.

  • Patent number: 6822022
Abstract: Disclosed is a method of producing a powdery coating material by using: a curable polyester resin (A) having a hydroxyl group and/or a carboxyl group at the terminals thereof, and further having a number average molecular weight of from 1,000 to 30,000, a glass transition temperature of from 30 to 100° C.; a curing agent (B) which is solid at normal temperature and is capable of being reacted with the hydroxyl group or the carboxyl group of the curable polyester resin (A); and a solvent (C) having a boiling point under normal pressure of from 50 to 130° C.; and comprising a step of kneading the curable polyester resin (A), the curing agent (B) and the solvent (C) under condition in which at 50 to 130° C., not less than 20% by weight of the curing agent (B) is dissolved in the solvent and, then, vapor-removing the solvent (C) under a reduced pressure.
