    Abstract: A semiconductor layer provided on a BOX (buried oxide) layer includes a first P-type region, an N+-type region, and an N?-type region which together form a diode. A plurality of second P-type regions are provided on a bottom part of the semiconductor layer. A plurality of insulating oxide films are interposed between the plurality of second P-type regions. When the diode is in a reverse-biased state, the second P-type region directly below the N+-type region is approximately the same in potential as the N+-type region. The second P-type region will be lower in potential relative to this second P-type region directly below the N+-type region, as the second P-type region gets nearer to the first P-type region. Electric field concentration can thus be relaxed at an interface between the semiconductor layer and the BOX layer, whereby improvement in breakdown voltage of the diode is realized.

    Abstract: A single state detector circuit can quickly detect short-circuit and open-circuit abnormalities of a load controlled by a power transistor. A DC power supply, the load and the power transistor are serially connected with one another, so that a switching terminal voltage of the power transistor is binarized into high and low levels by the state detector. The power transistor is linearly controlled by a constant-current control circuit so as to suppress an excessive current, and power supplied to the power transistor is interrupted by an overheat interruption circuit. Upon occurrence of a short-circuit in the load during generation of an energization command, a switching terminal voltage of the power transistor becomes stabilized at a high level without intermittent operation, which is detected by the state detector. Upon occurrence of an open-circuit during generation of a deenergization command, a low switching terminal voltage is detected by the state detector.

    Abstract: A compact and low-cost electromagnetic wave generator in which X-rays having high intensity can be generated and the energy of generated X-rays can rapidly be switched. In an electromagnetic wave generator including a circular accelerator, a deflection electromagnet incorporated in the circular accelerator focuses injected and accelerated electrons, The circular accelerator produces stable electron closed orbits in a region with a predetermined width in the radial direction of the accelerator that are stable during injection and acceleration of electron. A target is arranged across the stable electron closed orbits and a collision region, where a circulating electron beam collides with the target and a non-collision region where a circulating electron beam does not collide with the target produced. Through control of respective patterns of changes with time in the deflection magnetic field, a given electron closed orbit is shifted between the collision and the non-collision regions, thereby generating X-rays.
