    Abstract: When a photosensor was conventionally provided in a display device, separate modules manufactured in separate steps were installed in the same case. However, decreases in the number of parts and in cost could not be achieved, and a compact size and thinning of the display device was not proceeded. A photosensor is realized by a TFT provided on an insulating substrate. Photocurrent caused by incidence of external light onto a TFT when the TFT is turned-off is detected so that the TFT is used as a photosensor. By performing laser-annealing for a semiconductor layer of the photosensor, an average grain size of crystal particles of the semiconductor layer of the photosensor is made larger than those of a crystal particle of a display portion and a light emission element, thereby improving crystal properties. Thus, a generation efficiency of the photocurrent of the photosensor can be increased.

The electroluminescent element has a first electrode disposed over the substrate, a second electrode disposed over the first electrode and a light emitting layer disposed between the first and second electrodes. The display device also includes a thin film transistor driving the electroluminescent element, and a protection film disposed over the second electrode and being configured to prevent a penetration of moisture into the electroluminescent element. The second electrode is formed by evaporating aluminum so that the light emitting layer receives no damage, and the protection film is deposited by sputtering to provide a film with a high relative density so that moisture is prevented from entering the electroluminescent element.

    Abstract: This invention improves reliability of a semiconductor device and a manufacturing method thereof. A glass substrate is bonded on a surface of a silicon wafer formed with pad electrodes. Next, via holes are formed from a back surface of the silicon wafer to pad electrodes, and a groove is formed extending along a center line of a dicing line and penetrating the silicon wafer from its back surface. After then, in processes including heating treatment, cushioning pads, wirings, a solder mask, and solder balls are formed on the back surface of the silicon wafer.     Abstract: Since VF and IR characteristics of a Schottky barrier diode are in a trade-off relationship, there has heretofore been a problem that an increase in a leak current is unavoidable in order to realize a low VF. Moreover, there has been a known structure which suppresses the leak current in such a manner that a depletion layer is spread by providing P+ regions and a pinch-off effect is utilized. However, in reality, it is difficult to completely pinch off the depletion layer. P+ type regions are provided, and a low VF Schottky metal layer is allowed to come into contact with the P+ type regions and depletion regions therearound. A low IR Schottky metal layer is allowed to come into contact with a surface of a N type substrate between the depletion regions. When a forward bias is applied, a current flows through the metal layer of low VF characteristic. When a reverse bias is applied, a current path narrowed by the depletion regions is formed only in the metal layer portion of low IR characteristic.

With this arrangement, generation of a back channel by applying the EL element potential to the cathode is prevented in a complementary TFT employed in the peripheral drive circuit region for controlling the display region, thereby suppressing changes in threshold values due to such back channel generation. As a result, an EL display device with reduced generation of penetration current and minimized increased current consumption is achieved.

A parameter register stores the conversion parameter of the modulated data at the time of stopping the recording operation. The modulation circuit starts modulating data with the conversion parameter stored in the parameter register as an initial value when the recording operation is started. Thus, the recording of data is smoothly restarted without using a link section.
