Abstract: A memory device includes an array of memory cells and peripheral devices. At least some of the individual memory cells include carbonated portions that contain SiC. At least some of the peripheral devices do not include any carbonated portions. A transistor includes a first source/drain, a second source/drain, a channel including a carbonated portion of a semiconductive substrate that contains SiC between the first and second sources/drains and a gate operationally associated with opposing sides of the channel.
Abstract: Novel etch techniques are provided for shaping silicon features below the photolithographic resolution limits. FinFET devices are defined by recessing oxide and exposing a silicon protrusion to an isotropic etch, at least in the channel region. In one implementation, the protrusion is contoured by a dry isotropic etch having excellent selectivity, using a downstream microwave plasma etch.

Abstract: The cloud storage services are extended with a cloud storage service access protocol that enables users to specify a desired storage tier for each data stream. In response to receiving storage tier specifiers via the protocol, the cloud storage service performs storage operations to identify target storage devices having attributes matching those associated with the requested storage tier. The cloud storage service stores a data stream from the storage client in the identified target storage device associated with the desired storage tier. Storage tiers can be defined based on criteria including capacity costs; access latency; availability; activation state; bandwidth and/or transfer rates; and data replication. The cloud storage service protocol allows data streams to be transferred between storage tiers, storage devices to be activated or deactivated, and data streams to be prefetched and cached. The cloud storage services may charge storage clients based on storage tier use and associated operations.

Abstract: An active wire compensation circuit, adapted to compensate a level of an output voltage detecting signal, is disclosed. A feedback controller controls a converting circuit according to the compensated output voltage detecting signal to have a load voltage for driving a load stabilized at a predetermined voltage level. The active wire compensation circuit comprises a compensating unit and a feedback compensating unit. The compensating unit detects the load current flowing through the load and accordingly generates a compensating current. The feedback compensating unit modulates the level of the output voltage detecting signal according to the compensating current and generates the compensated output voltage detecting signal.
Abstract: A process described herein provides an economical means for producing the oxide-based buffer layers using a wet chemical CSD process wherein the desired buffer layer material results from the evaporation of a chemical already containing the material in solution. Thus, no residual liquid chemical elements remain after deposition, and as there is no reaction to create the buffer material, as is the case with CdS CBD, the liquid elements in CSD have sufficiently long shelf life after mixing to as to improve manufacturability and further reduce waste. Furthermore, as there is no in-chamber reaction to create the buffer material solution, there are many options for delivering said solution to the CIGS absorber layer. Finally, as the oxide films for the CdS replacement have inherently better transmission in the blue spectrum, aggressive thinning of films to improve current generation is unnecessary.

Abstract: In one embodiment, the present invention may be a method of making a porous biocompatible metal article by combining a metal powder with a homogenizing aid to form metal granules, including blending the metal granules and an extractable particulate to form a composite, forming the composite into a green article, removing the extractable particulate from the green article to form a metal matrix and pore structure, and sintering the metal matrix and pore structure.
