Abstract: An MRAM structure is disclosed in which the bottom electrode has an amorphous TaN capping layer to consistently provide smooth and dense growth for AFM, pinned, tunnel barrier, and free layers in an overlying MTJ. Unlike a conventional Ta capping layer, TaN is oxidation resistant and has high resistivity to avoid shunting of a sense current caused by redeposition of the capping layer on the sidewalls of the tunnel barrier layer. Alternatively, the ?-TaN layer is the seed layer in the MTJ. Furthermore, the seed layer may be a composite layer comprised of a NiCr, NiFe, or NiFeCr layer on the ?-TaN layer. An ?-TaN capping layer or seed layer can also be used in a TMR read head. An MTJ formed on an ?-TaN capping layer has a high MR ratio, high Vb, and a RA similar to results obtained from MTJs based on an optimized Ta capping layer.

The memory element includes a substrate supporting a first electrode, a dielectric layer over the first electrode having a via exposing a portion of the first electrode, a phase change material layer formed over sidewalls of the via and contacting the exposed portion of the first electrode, insulating material formed over the phase change material layer and a second electrode formed over the insulating material and contacting the phase change material layer.
Abstract: The invention includes methods of forming layers comprising epitaxial silicon. In one implementation, an opening is formed within a first material received over a monocrystalline material. Opposing sidewalls of the opening are lined with a second material, with monocrystalline material being exposed at a base of the second material-lined opening. A silicon-comprising layer is epitaxially grown from the exposed monocrystalline material within the second material-lined opening. At least a portion of the second material lining is in situ removed. Other aspects and implementations are contemplated.

Abstract: Interference in an unlicensed frequency band is spatially filtered out from received signals at a wireless device operating in the unlicensed frequency band. Energy received at a plurality of antennas of the wireless is device is analyzed to detect interference in the unlicensed frequency band. The detected interference is classified by type. Parameters for a nulling filter are generated or selected based on the type of interference detected in the received energy. During a time interval when it is expected to receive desired signals, the nulling filter is applied using the parameters to signals obtained from energy received at the plurality of antennas during the time interval.

Abstract: Some embodiments include methods of forming plasma-generating microstructures. Aluminum may be anodized to form an aluminum oxide body having a plurality of openings extending therethrough. Conductive liners may be formed within the openings, and circuitry may be formed to control current flow through the conductive liners. The conductive liners form a plurality of hollow cathodes, and the current flow is configured to generate and maintain plasmas within the hollow cathodes. The plasmas within various hollow cathodes, or sets of hollow cathodes, may be independently controlled. Such independently controlled plasmas may be utilized to create a pattern in a display, or on a substrate. In some embodiments, the plasmas may be utilized for plasma-assisted etching and/or plasma-assisted deposition. Some embodiments include constructions and assemblies containing multiple plasma-generating structures.
Abstract: The invention relates to a cavitation and electrocoagulation reactor comprising a hollow cylindrical cathode having a cylindrical anode coaxially disposed therein to form an annular interelectrode gap between the contact surfaces. An inlet sleeve and an outlet sleeve disposed in the respective inlet and outlet of the cathode and abutting against opposite ends of the anode seal the interelectrode gap from the respective inlet and outlet of the cathode. A set of channels disposed in the wall of the inlet sleeve connect the inlet to the interelectrode gap. Similarly, a set of openings disposed in the outlet sleeve connect the interelectrode gap to the cathode outlet. An electrical source has first and second terminals respectively connected to the anode and the cathode. The method for removing contaminants from a contaminated fluid flow involves the simultaneous application of hydrodynamic cavitation and electrocoagulation to the contaminated fluid flow.

Abstract: A new acoustic echo suppressor and method for acoustic echo suppression is described herein. Exemplary embodiments of the acoustic echo suppressor use one linear regression model for each subband. The linear regression model for each subband may operate on the squared magnitude of the input samples as well as corresponding cross-products. In this way, accurate and robust estimates of the echo signal in each subband can be obtained, thereby providing good echo reduction while keeping the signal distortion low.

Abstract: A capping device for an ink jet print head includes a base configured to receive an ink jet print head and a cap assembly attached to the base. Abstract: Techniques are presented for managing firmware updates for a plurality of devices within a wireless network. Embodiments monitor network usage of the plurality of devices to collect historical usage data. An optimal window of time for updating the firmware of the plurality of devices is then determined, based on the collected historical device usage data. Embodiments flag at least one of the plurality of devices for a firmware update, based on a current firmware version of the device and a corresponding available firmware version for the device. In one embodiment, dependencies for each of the plurality of devices are considered in flagging the devices for the firmware update. The firmware of the flagged devices is updated during the determined optimal window of time.

Abstract: Embodiments of the present disclosure provide techniques for distributing information about possible anomalies in a network. A sensor in a network may detect packets with payloads that match an anomaly signature. Address dispersion information, for example, in the form of source and address bitmaps, may be gathered at the sensor. The address dispersion information may be distributed to one or more peer sensors if the information indicates that the number of different addresses of the detected matching packets exceeds a threshold.

Access operations targeting data objects stored in the system (e.g., delete and store type operations) may behave differently depending on whether versioning is (or has ever been) enabled for the storage system or a storage bucket thereof, or is not (or has never been) enabled for the storage system or storage bucket. For example, if versioning is off or suspended, a store operation may overwrite existing data. However, if versioning is enabled, a store type operation may create and store a new, unique object. If versioning has never been enabled, a delete operation may delete a stored object. However, if versioning has ever been enabled, a delete operation may create a new, unique delete marker object and may or may not delete any objects or data.
