    Abstract: A redistributed lead frame for use in a molded plastic semiconductor package is formed from an electrically conductive substrate by a sequential metal removal process. The process includes patterning a first side of the substrate to form an array of lands separated by channels; disposing a first molding compound within those channels; patterning a second side of the substrate to form an array of chip attach sites and routing circuits electrically interconnecting the array of lands and the array of chip attach sites; directly electrically interconnecting input/output pads on a semiconductor device to the chip attach sites; and encapsulating the semiconductor device, the array of chip attach sites and the routing circuits with a second molding compound. This process is particularly suited for the manufacture of chip scale packages and very thin packages.

A major portion of the manufacturing process steps is performed with a partially patterned strip of metal formed into a web-like lead frame on one side so that the web-like lead frame is also rigid mechanically and robust thermally to perform without distortion or deformation during the chip-attach and wire bond processes, both at the chip level and the package level. The bottom side of the metal lead frame is patterned to isolate the chip-pad and the wire bond contacts only after the front side, including the chip and wires, is hermetically sealed with an encapsulant. The resultant package being electrically isolated enables strip testing and reliable singulation.

    Abstract: A package for a semiconductor device includes shielding from RF interference. The package has a lead frame with a lead and a connecting bar. The lead has an inner end for connecting to the device and an outer end having an exposed surface at the package side face. The connecting bar also has an end with an exposed surface at the package side face. A molding compound overlying the leadframe forms a portion of the side face. Electrically conductive shielding forms a top surface of the package, and extends downward therefrom to form an upper portion of the package side face. The exposed surface at the connecting bar end has an upper edge higher than the upper edge of the exposed surface of lead end. Accordingly, the shielding makes electrical contact with the connecting bar adjacent to its exposed surface, while being electrically isolated from the lead.

    Abstract: A method for manufacturing a semiconductor device package to provide RF shielding. The device is mounted on a laminated substrate having conducting pads on its top surface. A molding compound covers the substrate top surface and encapsulates the devices. The substrate is disposed on a tape; the molding compound and the substrate are cut through, forming package units separated by the saw cut width and exposing a portion of a conducting pad. In an embodiment, the tape is stretched to widen the gap between package units. A conductive shield is applied to cover each package unit and to make electrical contact with the exposed conducting pad portion, thereby connecting to a ground trace beneath the device and providing RF shielding for the device. A single-unit molding process may be used, in which the conducting pad is exposed during and after molding.

    Abstract: A package to encase a semiconductor package is manufactured by the following steps. First, an electrically conductive frame is provided. This frame has a plurality of leadframes arranged in a matrix with each leadframe having a plurality of spaced leads extending outwardly from a central aperture. The electrically conductive frame further includes a plurality of connecting bars joining outer end portions of adjacent ones of the leadframes. Second, a groove is formed in the connecting bars to form a reduced thickness portion between the outer end portions of adjacent ones of the leadframes. Third, a semiconductor device is electrically coupled to inner portions of said leads. Fourth, the frame and the semiconductor devices are encapsulated in a molding compound. Finally, the molding compound and the frame are cut along the grooves to form singulated semiconductor packages having outer lead portions with a height greater than the height of the reduced thickness portion.

The method includes the steps of (1) providing a leadframe having a die pad, leads, at least one ring circumscribing the die pad and disposed between the die pad and the leads, a plurality of tie bars projecting outwardly from the at least one ring, and at least one connecting bar electrically interconnecting and mechanically supporting the die pad to the ring; (2) affixing the at least one integrated circuit device to a first side of the die pad and electrically interconnecting the at least one integrated circuit device to the leads and to the at least one ring; (3) encapsulating the at least one integrated circuit device, the first side of the die pad and a first side of the ring in a molding resin while retaining an opposing second side of the ring external to said molding resin; and (4) severing the at least one connecting bar to electrically isolate the die pad from the ring.

A heat slug has a mid portion extending through the aperture, a first portion adjacent the first side of the substrate with a cross sectional area larger than the cross sectional area of the aperture and an opposing second portion adjacent the second side of the substrate. One or more semiconductor devices are bonded to the first portion of the heat slug and electrically interconnected to the electrically conductive vias. A heat spreader having a first side and an opposing second side is spaced from the semiconductor devices and generally parallel with the heat slug, whereby the semiconductor devices are disposed between the heat spreader and the heat slug.

Where wirebonding is used, a wire electrically connecting the I/O pad (80) to the bond site (78) may be wedge bonded to both the I/O pad (80) and the bond site (78).     Abstract: The invention provides a taped lead frame for use in manufacturing electronic packages. The taped lead frame is composed of a tape and a lead frame formed from a plurality of individual metal features attached to the tape and arranged in a footprint pattern. The method of making the invention enables the thickness of conventional frames to shrink significantly to result in thinner packages for improved heat dissipation and shorter geometries for improved electrical performance. A plurality of such lead frames are arranged in an array on a sheet of tape and each lead frame is separated from surrounding lead frames by street regions on the tape such that no metal feature extends into a street region. Integrated circuit chips are attached and electrically connected to the lead frames and an encapsulant is applied, cured and dried over the lead frames and the street regions.
