  • Patent number: 11989376
Abstract: In a base element of a waveguide for a detector system at least one portion of radiation passing via the front side and impinging on a diffractive element in the display region is deflected via the diffractive element according to the selection region. The deflected portion is propagated as coupled-in radiation via reflection to an out-coupling region and impinges on the associated out-coupling section of the out-coupling region. The portion of radiation coupled out by an out-coupling section impinges on an associated sensor section of the sensor unit, which continuously measures the intensity of the impinging radiation and supplies the control unit, wherein, according to a change of intensity, which is dependent on positioning an object in front of the front side of the base element and in front of a selection region of the display region, the control unit determines whether the one selection region has been selected.

Abstract: An operation method for a memory device is provided. The memory device includes a two-terminal selector and a resistance variable storage element coupled to the two-terminal selector. The method includes providing a voltage pulse to the memory device. A voltage applied across the two-terminal selector during a falling part of the voltage pulse falls below a holding voltage of the two-terminal selector. A voltage falling rate of the falling part at which the voltage applied across the two-terminal selector reaches the holding voltage is raised for reducing threshold voltage drift of the two-terminal selector.

  • Patent number: 11990519
Abstract: An embodiment relates to a n-type planar gate DMOSFET comprising a Silicon Carbide (SiC) substrate. The SiC substrate includes a N+ substrate, a N? drift layer, a P-well region and a first N+ source region within each P-well region. A second N+ source region is formed between the P-well region and a source metal via a silicide layer. During third quadrant operation of the DMOSFET, the second N+ source region starts depleting when a source terminal is positively biased with respect to a drain terminal. The second N+ source region impacts turn-on voltage of body diode regions of the DMOSFET by establishing short-circuitry between the P-well region and the source metal when the second N+ source region is completely depleted.

  • Patent number: 11990874
Abstract: Systems, methods and apparatus for practical realization of an integrated circuit comprising a stack of transistors operating as an RF amplifier are described. As stack height is increased, capacitance values of gate capacitors used to provide a desired distribution of an RF voltage at the output of the amplifier across the stack may decrease to values approaching parasitic/stray capacitance values present in the integrated circuit which may render the practical realization of the integrated circuit difficult. Coupling of an RF gate voltage at the gate of one transistor of the stack to a gate of a different transistor of the stack can allow for an increase in the capacitance value of the gate capacitor of the different transistor for obtaining an RF voltage at the gate of the different transistor according to the desired distribution.
