    Abstract: A secure inventory management system includes a product information data store that holds inventory information for products that are associated with one or more channels, as well as a consumer profile data store holding consumer-product purchase event information for each channel. The system also includes a channel manager user interface via which the system will receive a consumer identifier from a channel manager user for a first channel, identify products that are in an inventory of the first channel, and use the consumer profile data to generate recommendations for products in the inventory. At least some of the consumers, and at least some of the products, will be associated with multiple channels. The system maintains security and privacy of information so that only aggregate supplier information is shared across channels, and no personally identifiable consumer information is shared with anyone who is not authorized to access the information.

    Abstract: In a vertical power device with trenched insulated gates, there is an npnp layered structure. The vertical gates turn on the device with a suitable gate bias to conduct a current between a top electrode and a bottom electrode. In an example, implanted n+ source regions are formed in the top surface within a p-well. Between some gates, the overlying dielectric is opened up, by etching, to expose distributed p-type contact regions for the p-well. The dielectric is also opened up to expose areas of the n+ source regions. The top electrode metal directly contacts the exposed p-type contact regions and the n+ source regions to provide distributed emitter-to-base short across the cellular array to improve device performance in the presence of transients. The p-contact regions are isolated from the n+ source regions, prior to the deposition of the metal electrode, due to the p-type contact regions not abutting the n+ source regions.

    Abstract: In a vertical switch having various doped layers, such as npnp or npn layers, and an array of trenched gates, a p-body layer is formed over an n-drift layer. A portion of the p-body layer is inverted by the voltage on the gate to form an n-channel to turn the device on. In a conventional device, the p-body layer is formed by implantation of p-dopants into the n-layer and then diffused. Since the p-body is fairly thick, diffusion takes a long time, resulting in the various layers having poor definition and imprecise characteristics. The device is improved by forming the p-body by epitaxial growth and varying the p-dopant concentration in the p-body to achieve the desired device characteristics. The top portion of the p-body may be enhanced by an implantation of additional p-dopants to achieve a desired turn-on voltage but not affecting the breakdown voltage of the device.

    Abstract: A shared ledger operated by a group of network participants according to a set of consensus rules manages and resolves subrogation claims between a clamant and a defendant. Evidence regarding the value of the subrogation claim is sent to the shared ledger by entities involved in the claim such as sending to a smart contract deployed on the shared ledger. The parties to the subrogation claim may supplement evidence and settlement proposals on the blockchain by broadcasting a transaction or sending data to the smart contract. Once the claim is resolved, the parties may settle the subrogation payment off-chain or may transact a token having value on the chain. A subrogation smart contract may be programmed to release funds under certain conditions including holding a bond by a claimant and/or upon final resolution of the subrogation claim.

    Abstract: A method of forming a layered, high power vertical insulated-gate switch uses an n-type substrate. A p-well is formed by implantation in the top surface of the substrate followed by implanting n-type dopants in the p-well to form n+ source regions. Trenched gates are formed extending through the n+ source regions and into the p-well. The wafer is transferred to a carrier and the bottom surface of the wafer substrate is thinned by CMP. An n-buffer layer is then epitaxially grown on the bottom surface using low temperature epitaxy (LTE). The low temperature does not substantially diffuse the dopants in the overlying regions. A bottom p+ layer is then formed by LTE. Anode and cathode metal electrodes are then formed. The n-buffer layer and p+ layers can be precisely formed for optimal efficiency and the LTE maintains the dopant profiles of the overlying regions.
