    Abstract: Disclosed is a method for manufacturing a plurality of gold nanoparticles in a plant, the method comprising growing the plant hydroponically, contacting at least a first part of the plant with a substance comprising at least one gold salt, providing an average photosynthetic active radiation (PAR) to at least second part of the plant, waiting a period of time sufficient for formation of a plurality of gold nanoparticles in at least a portion of the plant, thereby manufacturing the plurality of gold nanoparticles in the plant. Disclosed also are, inter alia, a plurality of gold nanoparticles manufactured by such a method; an article of manufacture comprising a plurality of gold nanoparticles manufactured by such a method; and a plurality of triangular gold nanoparticles manufactured by such a method.

    Abstract: The present disclosure proposes a method for manufacturing in a MEMS device a low-resistance contact between a silicon-germanium layer and a layer contacted by this silicon-germanium layer, such as a CMOS metal layer or another silicon-germanium layer, through an opening in a dielectric layer stack separating both layers. An interlayer is formed in this opening, thereby covering at least the sidewalls of the opening on the exposed surface of the another layer at the bottom of this opening. This interlayer may comprise a TiN layer in contact with the silicon-germanium layer. This interlayer can further comprise a Ti layer in between the TiN layer and the layer to be contacted. In another embodiment this interlayer comprises a TaN layer in contact with the silicon-germanium layer. This interlayer can then further comprise a Ta layer in between the TaN layer and the layer to be contacted.

    Abstract: Embodiments of the present invention describe a method and device of preventing delamination of semiconductor layers in a semiconductor device. The semiconductor device comprises a substrate with an interlayer dielectric (ILD). A protection layer is deposited on the ILD. Next, a getter layer is formed on the protection layer to remove any native oxides on the protection layer. A capping layer is then deposited on the getter layer to prevent oxidation of the getter layer. Next, a semiconductor layer is formed on the capping layer. An oxide layer is then deposited on the semiconductor layer. Subsequently, a buffered oxide etch solution is used to remove the oxide layer. By removing the native oxides on the protection layer, the getter layer prevents the reaction between the buffered oxide etch solution and the native oxides which may cause delamination of the semiconductor layer and protection layer.

In some embodiments, using antireflective coatings, such as silicon dioxide, SiOxHy, SiOxNy, or organics, adherence to carbon containing hard masks may be improved by exposing the hard masks to a plasma treatment. In some embodiments, the plasma treatment creates a buffer layer with improved adherence to the antireflective coating.
