A seed layer 14 is formed on the barrier metal 13 formed at the bottom of the groove 12a and serves as a kernel of crystal growth when forming the wiring layer 15. The seed layer has crystal orientation of (1 1 1) as a dominant. The wiring layer is formed to bury the groove 12a. Moreover, the wiring layer has crystal orientation of (1 1 1) as a dominant, which suppresses electromigration.

    Abstract: A sputtering apparatus has a permanent, magnet for forming, in front of a target, a magnetic field for magnetron discharging. The permanent magnet is disposed behind the target and an RF induction discharge coil is disposed in front of the target. The permanent magnet is contained inside an evacuated cathode case which is in the form of a container and which is provided therein with a circulation passage for cooling water. The cathode case and the RF induction discharge coil are enclosed therearound by a metallic cover which has an aperture for emitting sputtered particles. To make an element for a magnetoresistance head, a substrate is transferred from a load lock chamber to a pre-treatment chamber to clean it therein by an etching apparatus. The substrate is then transferred to an ultrahigh vacuum film deposition chamber which is provided therein with a plurality of inductively coupled RF plasma-assisted magnetron sputtering apparatuses which are evacuated to an ultrahigh vacuum.

    Abstract: A Ti film is formed on a semiconductor substrate having an element formed on the surface thereof by a sputtering method by using an ordinary DC magnetron sputtering unit under the conditions where Ar gas pressure is 1 mTorr and DC power is 4.4 kW. Under these conditions, the Ti film is formed as a continuous film within one second from the start of discharge so that if the Ti film is charged with secondary electrons generated by plasma used in sputtering, local charge-up does not occur. Thereafter, sputtering is continued and a Ti film of about 300 .ANG. in thickness is formed on the entire surface. Hence, secondary plasma electrons are prevented form causing the breakdown of an insulating film of the element.

    Abstract: A multi-disk brake for an automatic transmission having a plurality of annular outer lamellae having a larger diameter and a plurality of annular inner lamellae having a smaller diameter, the outer and inner lamellae being alternately arranged and interleaved in the axial direction. The outer lamellae are splined to the transmission case while the inner lamellae are rotatably supported on the case. The multi-disk brake has an engagement/disengagement mechanism capable of pressing the outer and inner lamellae so as to bring the same into frictional engagement and capable of disengaging and releasing the outer and inner lamellae from each other. A support member is inserted into the lowermost portion of an annular gap formed between outer the peripheral surfaces of the outer lamellae and the inner peripheral surface of the case, the support member supporting the outer lamellae biases them upward, thereby preventing any rotational drag motion of the outer lamellae.
