    Abstract: Embodiments of the present disclosure relate to methods for forming a source/drain extension. In one embodiment, a method for forming an nMOS device includes forming a gate electrode and a gate spacer over a first portion of a semiconductor fin, removing a second portion of the semiconductor fin to expose a side wall and a bottom, forming a silicon arsenide (Si:As) layer on the side wall and the bottom, and forming a source/drain region on the Si:As layer. During the deposition of the Si:As layer and the formation of the source/drain region, the arsenic dopant diffuses from the Si:As layer into a third portion of the semiconductor fin located below the gate spacer, and the third portion becomes a doped source/drain extension region. By utilizing the Si:As layer, the doping of the source/drain extension region is controlled, leading to reduced contact resistance while reducing dopants diffusing into the channel region.

    Abstract: At least partial function of a human limb is restored by surgically removing at least a portion of an injured or diseased human limb from a surgical site of an individual and transplanting a selected muscle into the remaining biological body of the individual, followed by contacting the transplanted selected muscle, or an associated nerve, with an electrode, to thereby control a device, such as a prosthetic limb, linked to the electrode. Simulating proprioceptive sensory feedback from a device includes mechanically linking at least one pair of agonist and antagonist muscles, wherein a nerve innervates each muscle, and supporting each pair with a support, whereby contraction of the agonist muscle of each pair will cause extension of the paired antagonist muscle. An electrode is implanted in a muscle of each pair and electrically connected to a motor controller of the device, thereby simulating proprioceptive sensory feedback from the device.

Displacement of the plunger away from the seat to open the at least one valve is resisted by a first plunger control mechanism and then a second plunger control mechanism depending on the distance the plunger is lifted from the seat.

    Abstract: A system for tracking tumors during radiotherapy for interleaving treatment pulses with imaging pulses is disclosed. The system includes a plurality of multisource scanning eBeam X-ray tubes, each having multiple focal spots. The X-ray tubes are configured to emit X-rays in a plurality of different locations on a target by sequentially emitting the X-rays to the focal spots in the different focal spots. This is done such that the X-rays can be emitted to the plurality of different locations without substantially moving the X-ray tube or the target. The system further includes multiple imager panels configured to act as targets and configured to receive the X-rays from the focal spots of the X-ray tube. The system further includes a tomosynthesis reconstruction module configured to process outputs from the imager panels to construct a unified three-dimensional image that takes information from each of the different imager panels.

The method includes: (a) coextruding layer-forming compositions to form a multilayer coextrudate; (b) casting the coextrudate into a film; (c) extracting the film with an extractant; and (d) removing the extractant from the extracted film to form the multilayer sorbent polymeric membrane. The sorbent membrane of this disclosure can find a wide range of applications for use in filtration, separation and purification of gases and fluids, CO2 and volatile capture, structural support, vehicle emission control, energy harvesting and storage, electrolyte batteries, device, protection, permeation, packaging, printing, and etc.
