    Abstract: A semiconductor package structure includes a conductive substrate, a chip, a plurality of conductive spacers, a lead frame, and an encapsulant that covers the above components. The conductive substrate has a chip-bonding surface and a heat-dissipation surface that is opposite to the chip-bonding surface. The chip is disposed on the chip-bonding surface of the conductive substrate, and has a plurality of connection pads arranged away from the conductive substrate. The conductive spacers are respectively disposed on the connection pads, and ends of the conductive spacers are arranged away from the conductive substrate and are coplanar with each other. The lead frame is connected to the ends of the conductive spacers in a flip-chip manner, and has an exposed surface. The heat-dissipation surface and the exposed surface are exposed from the encapsulant.

The method has steps of: providing a metal powder, firstly sintering the metal powder to form a plurality of sintered balls that each sintered ball has a plurality of first pores; provide a thermally conductive housing, the sintered balls are secondly sintered to form a capillary structure combined with the thermally conductive housing, wherein at least a part of an internal wall of the thermally conductive shell is cover with the sintered balls, a plurality of second pores are defined between the sintered balls, and each first pore is smaller than each second pore; filling a working fluid into the thermally conductive housing; and sealing the thermally conductive housing to define a sealed chamber in the thermally conductive housing, so that the capillary structure and the working fluid are contained in the sealed chamber.

    Abstract: A titanium sulfide (TiS) nanomaterial and a composite material thereof for wave absorption are disclosed. The TiS nanomaterial is in a form of dispersed micro-particles which are bulks formed by stacking two-dimensional nano-sheets. The TiS nanomaterial is a bulk formed by stacking two-dimensional nano-sheets, thereby having a laminated structure that improves the wave absorption effect. In addition, experimental results demonstrate that the TiS nanomaterial with a dose of 40 wt % has the most excellent wave absorption performance, with a minimum reflection loss up to ?47.4 dB, an effective absorption bandwidth of 5.9 GHz and an absorption peak frequency of 6.8 GHz, which are superior to those of existing two-dimensional bulk materials. One of reasons for the excellent wave absorption performance of the TiS nanomaterial may be because the laminated micro-morphology of TiS results in the electromagnetic wave refraction loss.
