  • Publication number: 20150236136
Abstract: Provided are stacked gate floating gate transistors and split gate floating gate transistors having floating gates with respective upper surfaces that include upwardly extending pillars which are sharp, densely packed apices in some embodiments, and an increased surface area. The increased surface area enables lower erase voltages to be used and enables smaller device feature sizes, particularly for split gate floating gate transistors. A method for forming the floating gate is also provided, and includes using a polymeric or other sacrificial layer over a polysilicon layer, etching to remove most of the polymeric or other sacrificial layer but leaving residual specks on the polysilicon layer, the specks having sizes in the nanometer range. The residual specks serve as masking objects in a subsequent operation that forms the associated pillars by partially etching the polysilicon layer.

  • Patent number: 5952156
Abstract: A method for forming for use within an integrated circuit a narrow aperture width patterned positive photoresist layer from a blanket positive photoresist layer. There is first formed over a semiconductor substrate a reflective layer. There is then formed upon the reflective layer a blanket positive photoresist layer. There is then photoexposed through a reticle the blanket positive photoresist layer to form a photoexposed blanket positive photoresist layer. Finally, the photoexposed blanket positive photoresist layer is developed to form a narrow aperture width patterned positive photoresist layer. The narrow aperture width patterned positive photoresist layer may then be employed as a narrow aperture width patterned positive photoresist etch mask layer in patterning a narrow aperture width patterned reflective layer from the reflective layer.

  • Patent number: 5491270
Abstract: A benzene-rich gasoline stream is alkylated with higher olefins in contact with a fluid bed of shape selective zeolite catalyst to produce a gasoline product stream reduced in benzene content wherein the high octane value alkylaromatics formed by benzene alkylation are of low carbon number, essentially C10-. Concurrently, a portion of olefins in the gasoline stream are converted to gasoline boiling range hydrocarbons and the sulfur content of the gasoline feedstream is lowered. Besides enhancing the octane value of the feedstream, the process results in a lower Reid vapor pressure and lower sulfur content.

  • Patent number: 5434327
Abstract: Hexenes are produced when propylene is catalytically converted under moderate conditions over chosen small pore zeolite catalysts having small 10-membered ring openings. These chosen catalysts are ZSM-22, ZSM-23, ZSM-35, and ZSM-48. They are unexpectedly effective to dimerize a substantially ethylene-free propylene-rich stream to form mainly hexene isomers, a major portion of which isomers are tert-isohexenes, without making a substantial amount of trimer or other byproducts. The feed is preferably at least 60% by weight, the remainder being alkanes, mainly propane, and the olefins being limited to less than 5 mol % ethylene and less than 5 mol %, preferably less than 2 mol %, of C.sub.4.sup.=+ (mainly butenes). Because propane in the feed is essentially unaffected, plural reactors in series may be used to avoid recycling unreacted propylene with propane to the dimerization reactor.

  • Patent number: 5420360
Abstract: A process is disclosed for producing alkyl tertiary alkyl ether such as TAME from alkanol and hydrocarbon feedstock containing linear olefins, iso-olefins, linear alkanes and iso-alkanes such as C5 streams from FCC. The process selectively etherifies iso-olefins in a plural stage etherification zone whose linear olefin-containing effluent is treated by distillation to remove iso-alkanes, and alkanol before passing to a skeletal isomerization zone using constrained intermediate pore size zeolite catalyst such as ZSM-22, ZSM-23, or ZSM-35, which converts linear olefins to iso-olefins which are cycled for etherification. The use of distillation to remove iso-alkanes and alkanol reduces mass flow to the etherification process and minimizes skeletal isomerization catalyst poisoning by alkanol, without resort to water extraction processes which require subsequent treatment of the isomerization zone feed to remove water.

  • Patent number: 5414172
Abstract: A process for upgrading low octane naphthas to produce gasoline products with low levels of benzene and aromatics while retaining a high pool octane uses a paraffinic naphtha reformer feed which is dehexanized to provide a C.sub.7 + fraction which is fed to the reformer and a C.sub.6 fraction which is fed together with the C.sub.6 fraction from the reformer effluent to a catalytic upgrading step where the low octane components from the naphtha and the benzene from the reformate are converted to a low benzene, high octane gasoline by alkylation of the benzene and other aromatics present in the reformate. The process has the advantage that benzene make in the reformer is reduced by the partial by-passing of the C.sub.6 benzene precursors around the reformer; in addition, improved benzene alkylation results from the presence of additional light olefins generated by the cracking of paraffins from the paraffinic naphtha. the reaction is preferably carried out in a turbulent fluidized bed reaction zone.

  • Patent number: 5395513
Abstract: A continuous process for upgrading reformate feedstock or the like to reduce benzene content and increase octane fuel rating. The improved process comprises maintaining a fluidized bed of regenerable acid solid medium pore zeolite catalyst particles in a turbulent regime reaction zone, preferably maintained with a superficial gas velocity of 0.1 to 1 meter/sec. with reformate feedstock being introduced at a bottom portion of the reaction zone at a weight hourly space velocity (WHSV) of 0.1 to 5, based on active catalyst solids; reaction zone total pressure being less than 2000 kPa. The preferred catalyst particles have an average particle size of 20 to 100 microns (.mu.), with about 10 to 25% of the catalyst particles comprising fine particles having a particle size less than 30 microns; and the preferred zeolite catalyst comprises shape selective medium pore aluminosilicate zeolite having a constraint index of 1 to 12. The benzene is reacted by contacting reformate feedstock, such as C.sub.

  • Patent number: 5166455
Abstract: A process has been discovered for the conversion of C.sub.5 -C.sub.7 olefinic hydrocarbons, such as those contained in FCC light naphtha, to iso-butene-rich and isoamylene-rich streams in an integrated process for the production of MTBE and TAME. The process involves the initial separation of the isoamylene-rich C.sub.5 -fraction of the feedstream which is converted to TAME. The C.sub.6 -C.sub.7 fraction plus unreacted C.sub.5 's are converted by olefin interconversion with medium pore zeolite catalyst into an isobutylene and isoamylene-rich stream which is then used as feedstream for etherification to MTBE and TAME.

  • Patent number: 5057205
Abstract: A catalytic cracking process especially useful for the catalytic cracking of high metals content feeds including resids in which the feed is cracked in the presence of a catalyst additive comprising an alkaline earth metal oxide and an alkaline earth metal spinel, preferably a magnesium aluminate spinel which acts as a trap for vanadium as well as an agent for reducing the content of sulfur oxides in the regenerator flue gas. The additive is used in the form of a separate additive from the cracking catalyst particles in order to keep the vanadium away from the cracking catalyst and so preserve the activity of the catalyst; in addition, use of separate additive particles permits the makeup rate for the additive to be varied relative to that of the cracking catalyst in order to deal with variations in the metals and sulfur content of the cracking feed.

  • Patent number: 5055029
Abstract: A circulating fluid bed combustion (CFBC) unit, which burns a carbon and nitrogen containing fuel to produce heat and flue gas comprising NO.sub.x, operates with reduced emissions of NO.sub.x from the flue gas by adding to the circulating fluid bed a catalytically effective amount of a DeNO.sub.x catalyst, such as bismuth oxide on a silica/alumina support. The DeNO.sub.x catalyst may circulate freely with the circulating inventory of particulates in the CFB, or can be disposed on a heavier particle which "slips" and has an extended residence time in the combustion zone where the carbonaceous fuel is burned. A CO combustion promoter, such as Pt on silica/alumina may also be present.

  • Patent number: 5037538
Abstract: Oxides of nitrogen (NO.sub.x) emissions from an FCC regenerator are reduced by adding a DeNO.sub.x catalyst to the FCC regenerator in a form whereby the DeNO.sub.x catalyst remains segregated within the FCC regenerator. This permits use of a DeNO.sub.x catalyst without regard to the effect of the DeNO.sub.x catalyst on the catalytic cracking reaction. Floating hollow spheres, or catalyst fines, containing the DeNO.sub.x catalyst are preferred.
