    Abstract: In a method of manufacturing a capacitor and a method of manufacturing a dynamic random access memory device, an insulating layer covering an upper portion of a conductive layer may be provided with an ozone gas so as to change the property of the upper portion of the insulating layer. The upper portion of the insulating layer may be chemically removed to expose the upper portion of the conductive layer. The exposed upper portion of the conductive layer may be removed so as to transform the conductive layer into a lower electrode. The remaining portion of the insulating layer may be removed, and an upper electrode may be formed on the lower electrode.

    Abstract: A multicast packet forwarding apparatus and method that can combine an internal processor of a multicast packet processor into a forwarding unit and a packet duplicator in order to minimize delay in the processing time of a forwarder and a packet transmitter. In the apparatus, a packet receiver is adapted to receive unicast and multicast packets. A forwarding unit has a unicast forwarder for forwarding a unicast packet to a destination when the packet receiver receives the unicast packet, and a multicast forwarder for multicasting a multicast packet to respective output interfaces when the packet receiver receives the multicast packet. A packet duplicator is adapted to convert the multicast packet output from the multicast forwarder into a several unicast packets. A packet dispatcher is adapted to reintroduce the unicast packets converted by the packet duplicator to the forwarding unit again.

After a first insulation film including a conductive pattern is formed on a substrate, at least one etch stop film and at least one insulation film are alternatively formed on the first insulation film. A via hole for a contact or a trench for a metal wiring is formed through the insulation film, and then the via hole or the trench is filled with a filling film including a water-soluble polymer. After a photoresist film is coated on the filling film, the photoresist film is patterned to form a photoresist pattern and to remove the filling film. The DOF and processing margin of the photolithography process for forming the photoresist pattern can be improved because the photoresist film can have greatly reduced thickness due to the filling film.

The mask layer is patterned to form a first mask pattern having a first width larger than a predetermined width. The first mask pattern is thermally treated to form a second mask pattern having a second width smaller than the first width. A polymer layer is formed on the second mask pattern. The polymer layer reacts with the second mask pattern to form a hardened layer on a boundary surface between the polymer layer and the second mask pattern, thereby forming a third mask pattern having a third width substantially identical to the predetermined width. The limits of the present photolithography equipment are overcome. Also, a semiconductor device having a CD of below about 100 nm is manufactured.

A method for forming a compound semiconductor substrate includes the steps of: a) preparing a parent substrate; b) forming a single crystalline film on the parent substrate in a reacting chamber; c) maintaining the single crystalline film in a predetermined temperature which is higher than a room temperature; and d) illuminating laser beam on a backside of the parent substrate and separating the single crystalline film from the parent substrate. Accordingly, the present invention provides a large single crystalline nitride substrate, by preventing cracks caused by the lattice mismatch with the parent substrate.
