The first and third layers each have a first semiconductor element; the second layer has a second semiconductor element different from the first semiconductor element. A source/drain trench is formed in a region of the stack to expose side surfaces of the layers. A first portion of the second layer is removed from the exposed side surface to form a gap between the first and the third layers. A spacer is formed in the gap. A source/drain feature is formed in the source/drain trench and on a sidewall of the spacer.

    Abstract: The embodiments described herein are directed to a method for reducing fin oxidation during the formation of fin isolation regions. The method includes providing a semiconductor substrate with an n-doped region and a p-doped region formed on a top portion of the semiconductor substrate; epitaxially growing a first layer on the p-doped region; epitaxially growing a second layer different from the first layer on the n-doped region; epitaxially growing a third layer on top surfaces of the first and second layers, where the third layer is thinner than the first and second layers. The method further includes etching the first, second, and third layers to form fin structures on the semiconductor substrate and forming an isolation region between the fin structures.

An execution priority of the prior operations is calculated according to multiple dispatching rules, and multiple candidate operations are selected from the prior operations according to the execution priority. Afterwards, the candidate operations are listed as a next operation of the schedule respectively, and a scheduling simulation is performed according to the dispatching rules to obtain multiple scheduling indicators of the candidate operations. Scheduling is performed according to the scheduling indicators.

    Abstract: The disclosure provides an evacuation information system and an evacuation information method adapted for the system. The system includes a fire detector, a system control center, a plurality of alarm information transmitters, and a mobile communication device. Each alarm information transmitter stores an electronic evacuation plan of a floor in a building, which marks evacuation routes. When the fire detector detects the presence of a fire, the mobile communication device on the same floor as the fire calculates the coordinates of the mobile communication device to confirm the position on the plan, and displays the plan and an optimal evacuation route. The mobile communication device on a different floor as the fire area displays the plan of the floor and a plurality of evacuation routes.
