Abstract: A bonded assembly includes an interposer; a semiconductor die that is attached to the interposer and including a planar horizontal bottom surface and a contoured sidewall; a high bandwidth memory (HBM) die that is attached to the interposer; and a dielectric material portion contacting the semiconductor die and the interposer. The contoured sidewall includes a vertical sidewall segment and a non-horizontal, non-vertical surface segment that is adjoined to a bottom edge of the vertical sidewall segment and is adjoined to an edge of the planar horizontal bottom surface of the semiconductor die. The vertical sidewall segment and the non-horizontal, non-vertical surface segment are in contact with the dielectric material portion. The contoured sidewall may provide a variable lateral spacing from the HBM die to reduce local stress in a portion of the HBM die that is proximal to the interposer.

  • Patent number: 11618670
Abstract: A sensor with a chamber comprises a base, a cavity body, a sensing element, and a porous gel material. The cavity body is disposed on the base and has a cavity wall and an inner space formed inside the cavity wall, the sensing element is disposed on the cavity wall, and the porous gel material is disposed between the base and the cavity body, the porous gel material has a porosity of not less than 80%, so that gas is capable of communicating between the inner space of the cavity body and an outside, thereby forming a passage for gas to enter and exit to balance a pressure in the sensor with the chamber, increase a support of the sensor with the chamber, and reduce the risk of conventional bonding between the sensing element and the base using die-bonding adhesive.

  • Publication number: 20210315481
Abstract: The present invention provides a pneumonia detection device for detecting an exhaled air of a patient to determine whether the lungs of the patient have been infected by at least one bacterial species. The device comprises a multi-gas sensing module, a temperature and humidity control module, and an operation control unit. The multi-gas sensing module comprises a gas sensor array reacting with a gas metabolized from the bacteria to generate a plurality of characteristic signals. The temperature and humidity control module controls and measures an operational condition of 45° C.-60° C. and humidity between 7% and 20% for the gas sensor array. The gas sensor array contacts with the exhaled air to generate a plurality of measurement signals. The operation control unit comparisons the measurement signals and the characteristic signals of different bacteria to generate a result determining whether the patient has contracted the bacteria.

  • Publication number: 20190369086
Abstract: A gas sensor for a handheld device is assembled in a cavity of the handheld device. The gas sensor comprises a sensing chip, a circuit board and a gas channel. During operation, when a to-be-sensed gas is blown to a first sub-channel away from a gas inlet via a second sub-channel in the gas channel adjacent to the gas inlet, a gas pressure is weakened by the channel, so that the gas pressure of the first sub-channel is lower than the gas pressure of the second sub-channel. Therefore, dust and other tiny substances are prevented from entering the handheld device, and the damage to the sensing chip caused by the gas pressure during blowing can also be avoided.
