  • Publication number: 20230397503
Abstract: Provided is a ferromagnetic free layer, comprising Fe, Co, B and an additive metal, and based on a total atomic number of the ferromagnetic free layer, a content of Co is more than 0 at % and less than 30 at %, a content of B is more than 10 at % and less than or equal to 35 at %, and a content of the additive metal is more than or equal to 2 at % and less than 10 at %; the additive metal comprises Mo, Re or a combination thereof, and a thickness of the ferromagnetic free layer is more than or equal to 1.5 nm and less than 2.5 nm. The ferromagnetic free layer can be applied to a MTJ structure as a single layer, and has sufficient thermal stability for maintaining good magnetic properties after thermal treatment, which makes sure that the MTJ structure can exert normal recording function.

  • Patent number: 11171285
Abstract: Provided is a non-ferromagnetic spacing composite layer, comprising first, second and third spacing layers stacked in sequence. The first and third spacing layers are each made of Re, Rh, Ir, W, Mo, Ta, or Nb, and the second spacing layer is made of Ru. The second spacing layer has a thickness of equal to or more than 0.18 nm, and the non-ferromagnetic spacing composite layer has a total thickness of 0.6 nm to 1 nm. Also, provided are a method of preparing the non-ferromagnetic spacing composite layer, a synthetic antiferromagnetic laminated structure, and an MRAM. The synthetic antiferromagnetic laminated structure can maintain a certain coupling strength and the RKKY indirect interaction after thermal treatment, thereby keeping the recording function of MRAM.

  • Patent number: 7192254
Abstract: The present invention is a radial fan having an axial fan blade configuration. The present invention comprises a hub; a first set of blades around the hub; and a second set of blades on the extending part. Therein, the hub comprises a hollow at the center, an axle, a guiding part and an extending part. The gaps are each between every two adjacent blades of the second blade set, having the same distance between every two adjacent gaps. The second set of blades comprises a plurality of blades around outside of the first set of blade and a ring connected with the blades. Accordingly, the structure of the blades may increase the wind pressure, reduce the energy loss by the blade rotation and raise the work efficiency of the blades while the noise is lessened and the working current is lowered.
