  • Patent number: 6744520
Abstract: A method for measuring two-dimensional displacement using conjugate optics comprises the steps of emitting an incident beam onto a diffraction element to generate many firstly diffracted beams, selecting two axially symmetric beams of the same order of diffraction from the firstly diffracted beams, introducing corresponding sets of wavefront reconstruction optics to reflect the two selected beams back onto the same incident spot along the same optical paths and to generate many secondly diffracted beams, selecting two axially symmetric pairs of beams of the same order of diffraction from the secondly diffracted beams, forming two interference fringes by superposing the two selected pairs of beams via corresponding mirrors and interferometric optics, and obtaining two linearly independent displacements of the diffraction element relative to the rest of the optics by decoding the two interference fringes.

  • Patent number: 6712669
Abstract: The polishing of a layer of boro-phosphate-silicate-glass (BPSG) is not easy to control as a result of CMP slurry chemistry effects, the doping concentration of the layer of BPSG and the heat treatment to which the layer of BPSG has been submitted prior to the process of CMP. The invention has developed a CMP endpoint detection mode that minimizes variations of the process of CMP of a layer of BPSG by these factors. An endpoint detection algorithm has been developed, which has been applied and has proven to significantly improve a statistical measure, which reflects the process deviation from the process mean for the process of CMP of a layer of BPSG.

  • Publication number: 20030119295
Abstract: A method of manufacturing a wafer is disclosed. The method includes the steps of: (a) providing a substrate on which a number of semiconductor devices are formed and covered with a passivation layer; (b) exposing a number of contact pads in connection with the semiconductor devices by etching a portion of the passivation layer which are corresponding to the contact pads; and (c) cleaning the contact pads by soaking the substrate into a nitric acid solution and than rinsing. The concentration of the nitric acid solution can be about in the range between 0.01 vol. % and 30 vol. % and preferably about in the range between 1 vol. % and 10 vol. %. Thus, defects on wafers are greatly reduced with causing damages.

  • Patent number: 6071823
Abstract: A method to fabricate bottle-shaped deep trench in a semiconductor substrate which mainly involves two substitute plasma etching steps from the conventional approach. After a neck profile is formed, instead of raising the plasma gas pressure while keeping the etching composition constant, as in the conventional approach, the plasma gas pressure is first maintained the same, then decreased substantially. On the other hand, the concentrations of HBr and NF.sub.3 are increased substantially in both new steps. The first substitute plasma etching step is conducted at a pressure of 100 mtorr an RF power of about 1,000 W, a magnetic field of 65 Gauss. The plasma gas composition consists of HBr, NF.sub.3, and (He/O.sub.2) a at a ratio of about 200:20:20. The second substitute plasma etching step is conducted at plasma gas pressure of 30 mtorr, an RF power of 600 W, a magnetic field of 65 Gauss. The plasma gas composition consists of HBr, NF.sub.3, and (He/O.sub.2) a at a ratio of about 150:13:20.
