    Abstract: A light emitting device with a composite contact prevents performance degradation caused during laser lift off. The composite contact includes a transparent and conductive layer absorbing the laser to prevent it from reaching the metal trench while serving as a current spreading layer, and includes one or more other layers such as a dielectric spacer preventing optical loss, and a thin contact layer providing better contact with the metal trench than the transparent conductive layer might by itself.

    Abstract: An LED includes a first composite layer on a first of its doped layers. Primary vias extend through the first composite layer, through the first doped layer and active region of the LED, and into a second doped layer thereof. A second composite layer (TCO, dielectric, multilayer reflector, and metal layers) is positioned on the second doped layer within the primary vias, on lateral surfaces of the primary vias, and on portions of the first composite layer. A dielectric spacer layer separates the first composite layer, the first doped layer, and the active region from the second composite layer. The TCO layer includes embedded electrical contact areas outside the primary vias, each being separated from the first doped layer by the first composite layer and the dielectric spacer layer. The second composite layer within the primary vias increases LED luminance (by reducing absorption, increasing reflectivity, and reducing darkening or dimming).

    Abstract: An n-doped semiconductor layer spans multiple LEDs of an array, in some cases the entire array. Corresponding p-contacts are localized on the p-doped semiconductor layer of each LED to only a central region of that LED and are electrically isolated from the p-contacts of adjacent LEDs. Corresponding n-contacts (i) are localized to only peripheral regions of the corresponding LEDs, (ii) extend through the p-doped layers and the active regions of adjacent LEDs to make contact with the continuous n-doped layer, and (iii) are electrically isolated from those p-doped layers and active regions. In some cases the nonzero combined thickness of the n-doped layer, p-doped layer, and the active region can be less than 5 ?m.

One embodiment of the aqueous thiourea-free bath contains: (a) about 0.5-1.5 M iodide; (b) about 0.1-0.3 M sulfite; and (c) about 1.0-3.0 g/L wetting agent. The bath is useful in a process for electrolytically etching gold from a microelectronic workpiece.
