  • Patent number: 6540930
Abstract: Methods of using reactive gases containing a perfluoroketone having 4 to 7 carbon atoms for removing unwanted deposits that build up in a vapor reactor, for etching dielectric and metallic materials in a vapor reactor, and for doping a material in a vapor reactor are described. The perfluoroketones perform as well as or better than the standard perfluorocarbons used in the semiconductor industry but have minimal impact on global warming.
    Type: Grant
    Filed: April 24, 2001
Date of Patent: April 1, 2003
    Assignee: 3M Innovative Properties Company
Inventors: Susrut Kesari, Fred E. Behr, Michael G. Costello, Richard M. Flynn, Richard M. Minday, John G. Owens, Daniel R. Vitcak, Larry A. Zazzera

  • Patent number: 5011983
Abstract: Omega-chlorosulfonyl perfluoroalkanesulfonates and omega-fluorosulfonyl perfluoroalkane sulfonates. These compounds can be used to prepare esters, amides, or latent catalysts for the polymerization of cationically-sensitive monomers. The .omega.-chlorosulfonyl perfluoroalkanesulfonates can be reacted with ethylenically unsaturated compounds to incorporate hydrophilic perfluoroalkanesulfonate groups into the ethylenically unsaturated compound.

Date of Patent: April 30, 1991
Assignee: Minnesota Mining and Manufacturing Company
    Inventor: Fred E. Behr
