  • Patent number: 6008509
Abstract: A heterostructure insulated-gate field effect transistor comprises a channel layer, barrier layer and a contact layer. The barrier layer is made of a material having an electron affinity smaller than that of the channel layer and equal to that of the contact layer. Due to the single heterostructure, the series resistance between the channel layer and the source (drain) electrode can be decreased without employing complicated selective ion implanting or selective epitaxial growing method.

  • Patent number: 6009493
Abstract: A method and apparatus for controlling transfer of data in which a plurality of burst transfer operations starting from an arbitrary byte as a start address are performed consecutively without a high-speed adder provided in the conventional data transfer apparatus performing burst transfer. Data is transferred between memories by a plurality of consecutive burst transfer operations performed on data stored in consecutive addresses. Each of the burst transfer operations is performed on the data stored in a respective one of memory cell areas each of which corresponds to a unit of burst transfer. A first address representing an address of one of the memory cell areas storing data to be transferred is calculated. The first address is a part of a start address of a second or later burst transfer operation. A second address representing an address of one of memory cells provided in the one of the memory cell areas is calculated separately. The data transfer operation is started from the one of the memory cells.

  • Patent number: 6007263
Abstract: A print head 20 is placed upstanding on a chassis 25 through a protective member 26. A support shaft 28 to which a platen roller 21 is attached through a support member 27 is fixed at a lower end to the chassis 25. The support shaft 28 is fixed at an upper end to an upper attaching portion 25a of the chassis 25. A space restricting member 31 is provided to the upper attaching portion 25a so as to engage with an engaging lug 35 on the protective member 26 to restrict the upper ends of the print head 20 and the platen roller 21 at a predetermined space from each other. Thus, the upper ends of the print head 20 and the platen roller 21 are maintained at the predetermined space during printing to press the print head 20 and platen roller 21 against each other with a uniform pressure along their lengths. As a result, there is no difference in printing state between the upper and lower portions of the print head 20 and the platen roller 21, and uniform printing and improved print quality can be achieved.

  • Patent number: 6006789
Abstract: A steel mother pipe obtained by a solid phase butt-welding pipe-making process or a welding pipe-making process is reduced by heating the pipe prior to the reduction at a temperature exceeding 100.degree. C. and lower than 800.degree. C. wherein the temperature of the steel pipe being reduced is controlled within a defined range. The temperature difference along the circumferential direction of the mother pipe at the inlet side of a reducer is within a defined range, and the temperature of the steel pipe at interstand positions of the reducer is also controlled. By virtue of this control, the reduction becomes possible at low load while suppressing work hardening without degrading surface properties. The resultant product pipe has a dimensional accuracy maintained at a high level.

  • Patent number: 6008702
Abstract: A Colpitts-type voltage-controlled oscillator includes a transistor having a collector which is connected to a power terminal through a stripline. A capacitor is connected between the collector and the emitter thereof. A diode is connected to the capacitor and an inductor is connected to a point between the capacitor and diode. Another capacitor is connected between the base and the emitter of the transistor. An inductive reactance is formed by a stripline which is connected between the base of the transistor and the ground, two capacitors for DC blocking, and a variable-capacitance diode. Bypass capacitors are connected between the collector of the transistor and the ground. A resistor is connected between the emitter of the transistor and the ground. Two other resistors are provided for dividing a power voltage at the power terminal and for supplying a base voltage to the transistor. Turning the diode on and off allows the oscillating frequency of the voltage-controlled oscillator to vary by a large amount.
