  • Publication number: 20010005810
Abstract: This invention relates to map displaying system, in which the reference altitude value determining means obtains a reference altitude value in accordance with the altitude data in the specific area, and the altitude data changing means performs the processing that each altitude both in the plane area and the solid area have the continuity from one area to another. And the 2-dimensional road data storage means stores the 2-dimensional ground road data and the 2-dimensional underground road data separately. Therefore, the 3-dimensional road data preparing means prepares the 3-dimensional ground road data in accordance with the 2-dimensioanl ground road data and the altitude data, while preparing the 3-dimensional underground road data in accordance with the 2-dimensional underground road data and the altitude data.

  • Patent number: 6100579
Abstract: In manufacturing a CVD film (interlayer insulating film or passivation film) using material gases containing a gas having Si--H combination, the amount of Si--H combination in the CVD film (12, 31, 32, 33, 34, 47, 48, 49, 57, 59) is set to 0.6.times.10.sup.21 cm.sup.-3 or less to thereby suppress the formation of electron traps in the gate oxide film or tunnel oxide film and prevent variations in the threshold of transistors. In addition, the moisture resistance can be improved by setting the refractive index of the CVD film to 1.65 or more or by setting the concentration of nitrogen in the CVD film to 3.times.10.sup.21 cm.sup.-3 or more.

  • Patent number: 5959888
Abstract: The non-volatile semiconductor device includes a sub control gate in addition to the conventional structure having a control gate and a floating gate. When writing or erasing is performed, by applying various to the control gate and the sub control gate, the potential of the floating gate which is capacitively connected to the control and sub control gates is determined. Accordingly, the floating gate voltage is maintained at lower control voltage compared to conventional one by selecting larger coupling ratio. The sub control gate covering a part where charge concentration apt to occur avoids charge concentration and deterioration of the tunnel oxide film.

  • Patent number: 5702501
Abstract: A clayish composition for producing a molded article of noble metal consists essentially of a noble metal powder, starch and a water-soluble cellulose resin as organic binder and water. The contents of the starch and the water-soluble cellulose resin each fall in the range of 0.02-3.0% by weight, based on the total amount of the organic binder and the noble metal powder. A method for producing the sintered article of noble metal consists essentially of a step for producing the clayish composition mentioned above, a step of molding the clayish composition in a desired shape, a step of drying the molded article and a step of sintering the dried molded article.

  • Patent number: 5589699
Abstract: The structure of the invention employs a lamination type memory cell and a lamination type select transistor having a floating gate. Since no contact holes are formed in a first polysilicon film of a high resistance, it is not necessary to form a contact hole in the gate wire of the select transistor between a cell array. A floating gate is beforehand charged with electricity so that the select transistor cab have a positive threshold value. Alternatively, an impurity is introduced into the channel region of the select transistor so that the neutral threshold voltage of the transistor after radiation of ultraviolet rays can have a positive value.

  • Patent number: 5374847
Abstract: A memory cell is formed in the main surface area of a semiconductor substrate. An inter-level insulation film is formed on the substrate to cover the memory cell. An opening is formed in the inter-level insulation film to reach the memory cell. An internal wiring layer is electrically connected to the memory cell via the opening. A protection film is formed on the inter-level insulation film to cover the internal wiring layer. The protection film is formed of a material containing at least silicon and oxygen and the refractive index thereof is set within a range of 1.48 to 1.65.

  • Patent number: 5215933
Abstract: The present invention provides a method of manufacturing a nonvolatile semiconductor memory device comprising a floating gate, a control gate, source and drain regions, and a wiring layer connected to the source or drain region. An insulation film having a flat surface is formed to fill the contact hole for the source or drain region, and an insulation film containing phosphorus is formed on the insulation film. The particular construction permits the insulation film to be uniform in thickness so as to improve the charge retaining capability of the floating gate.
