    Abstract: Tunneling field effect transistors (TFETs) for CMOS architectures and approaches to fabricating N-type and P-type TFETs are described. For example, a tunneling field effect transistor (TFET) includes a homojunction active region disposed above a substrate. The homojunction active region includes a relaxed Ge or GeSn body having an undoped channel region therein. The homojunction active region also includes doped source and drain regions disposed in the relaxed Ge or GeSn body, on either side of the channel region. The TFET also includes a gate stack disposed on the channel region, between the source and drain regions. The gate stack includes a gate dielectric portion and gate electrode portion.

    Abstract: High speed precessionally switched magnetic logic devices and architectures are described. In a first example, a magnetic logic device includes an input electrode having a first nanomagnet and an output electrode having a second nanomagnet. The spins of the second nanomagnet are non-collinear with the spins of the first nanomagnet. A channel region and corresponding ground electrode are disposed between the input and output electrodes. In a second example, a magnetic logic device includes an input electrode having an in-plane nanomagnet and an output electrode having a perpendicular magnetic anisotropy (PMA) magnet. A channel region and corresponding ground electrode are disposed between the input and output electrodes.

    Abstract: One embodiment includes a metal layer including first and second metal portions; a ferromagnetic layer including a first ferromagnetic portion that directly contacts the first metal portion and a second ferromagnetic portion that directly contacts the second metal portion; and a first metal non-magnetic interconnect coupling the first ferromagnetic portion to the second ferromagnetic portion. The spin interconnect conveys spin polarized current suitable for spin logic circuits. The interconnect may be included in a current repeater such as an inverter or buffer. The interconnect may perform regeneration of spin signals. Some embodiments extend spin interconnects into three dimensions (e.g., vertically across layers of a device) using vertical non-magnetic metal interconnects.

    Abstract: An embodiment of the invention includes a memory cell having a magnet layer coupled to a metal layer and read line. The metal layer is also coupled to write and sense lines. During a write operation charge current is supplied to the metal layer via the write line and induces spin current and a magnetic state within the magnet layer based on the spin Hall effect. During a read operation read current is supplied, via the read line, to the magnet layer and then the metal layer and induces another spin current, within the metal layer, that generates an electric field and voltage, based on inverse spin Hall effect, at a sense node coupled to the sense line. The voltage polarity is based on the aforementioned magnetic state. The memory operates with a low supply voltage to drive charge, read, and spin currents. Other embodiments are described herein.

In one embodiment, increasing the thickness involves moulding in a flowable form the predetermined amount of edible material in a mould, the mould including a moulding region of substantially the same footprint as the flexible layer with the moulding region including at least one projection extending from the moulding region. The predetermined amount of edible material is then allowed to set.

    Abstract: A positive displacement fluid flow meter comprises a chamber having a fluid inlet and a fluid outlet. A rotor is displaceable within the chamber, rotation of the rotor being related to the volume of fluid passing through the chamber. The chamber has a surface proximate which an end surface of the rotor passes, the chamber surface and/or the rotor end surface having at least one recess to retain at least a portion of debris carried by the metered fluid. The recess is preferably formed so as not to provide fluid, communication, from the inlet to the outlet across the rotor end surface. A lid closes an end of the chamber which in use is subject to the pressure of fluid within the chamber. The lid is engaged at its periphery to a wall of the chamber, and is preferably flexible adjacent its periphery to reduce the transmission of bending stresses between the periphery of the lid and the remainder thereof.

In one embodiment, an apparatus includes an integration-mode phase frequency detector (PFD) that compares a phase and frequency of a reference clock signal to a phase and frequency of a generated feedback clock signal and generates a digitized output signal. A digital loop filter (DLF) receives the digitized output signal and applies a linearization technique to the digitized output signal. The DLF includes a derivative gain unit of a derivative path, a proportional gain unit of a proportional path, and an integral gain unit of an integral path. The derivative path provides a direct proportional feedback loop path to the integration-mode PFD by compensating the integration of an integrator that receives output signals from the paths. The integration-mode PFD can be implemented with a hybrid circuit or a substantially digital circuit.

The current to voltage computation unit filters the current amplitudes according to coefficients derived from the response function to provide an estimate of the voltage seen by the device. Operation of the device is adjusted if the estimated voltage falls outside the specified range.

    Abstract: In general, in one aspect, an apparatus includes a phase frequency detector, a charge pump, a voltage controlled oscillator, an integral capacitor to maintain an integral charge and provide an integral voltage, and a mutual-charge canceling sample reset (MCSR) capacitor to maintain a proportional charge and provide a proportional voltage each reference clock cycle. The MCSR includes a first proportional capacitor, a second proportional capacitor in parallel to, and having substantially identical capacitance value as, the first proportional capacitor, a first set of switches to provide direct coupling of the first and second proportional capacitors, and a second set of switches to provide cross coupling of the first and second proportional capacitors. The first and second set of switches alternatively turn on and off every reference clock cycle so that set of switches coupling the first and second proportional capacitors alternates every reference clock cycle.
