    Abstract: A method of manufacturing a non-volatile semiconductor memory device begins by forming a dielectric layer pattern having an ONO composition on a substrate. A polysilicon layer is formed on the substrate including over the dielectric layer pattern. The polysilicon layer is patterned to form a split polysilicon layer pattern that exposes part of the dielectric layer pattern. The exposed dielectric layer is etched, and then impurities are implanted into portions of the substrate using the split polysilicon layer pattern as a mask to thereby form a source region having a vertical profile in the substrate.

    Abstract: Disclosed herein is a protective net for vehicles, which includes a net part made of steel or stainless steel and a frame. When a driver or a passenger determines that the protective net is needed, the protective net constructed so that the net part made of steel or stainless steel is surrounded with the frame is used in place of a window inserted into a window frame of a vehicle. It is possible to change the protective net such that it has various sizes, according to the structure and shape of windows used in various vehicles. The protective net is manufactured to have a size proper to be inserted into a rubber packing of a window frame, when the window is maximally moved rearwards. After a lock of the window is unlocked to be moved downwards or slide backwards, the protective net is inserted into the rubber packing and is locked by a net locking unit, thus being utilized in place of the window.

    Abstract: There are provided a nonvolatile memory device and a method of fabricating the same. A gate region of the nonvolatile memory device is formed as a stack structure including a tunnel oxide layer, a trapping layer, a blocking layer and a control gate electrode. The trapping layer is formed of a high-k dielectric having a higher dielectric constant than that of the tunnel oxide layer. When the trapping layer is formed of high-k dielectric, an EOT in a same thickness can be reduced, and excitation of electrons of the control gate electrode to the tunnel oxide layer due to a high potential barrier relative to the tunnel oxide layer is prevented so that program and erase voltages can be further reduced. As such, a problem that the tunnel oxide layer is damaged due to the conventional high program and erase voltages can be solved by reducing the program and erase voltages, and program and erase speeds of the transistor can be further improved.

Sidewalls of the ohmic pattern, the barrier pattern and the pad portion of the contact plug may be substantially coplanar, and the device may further include an etch stopper layer conforming to at least sidewalls of the ohmic pattern, the barrier pattern and the pad portion of the contact plug.
